Both a, and a, decrease with decreasing temperature and become negative at about 45 K. The results are compared with thermal expansion data for other chalcopyrite semiconductors and are discussed in terms of the principal Grdneisen pnrnmeters of these compounds.Die thermischen Ausdehnungskoeffizienten a, und a, der Gitterparnmeter a und c von ZnSiAs, werden im Temperatnrbereich von 30 bis 300 K mit Hilfe der Bond-Methode gemessen. Sowohl a, als such a, fallen niit sinkender Temperatur und werden bei etwa 45 K negativ. Die Ergebnisse werden mit Daten zur thermischen Ausdehnung anderer Chalkopyrithalbleiter verglichen und mit Hilfe der prinzipiellen Grtineisenparameter dieser Verbindungen diskutiert.
The temperature dependence of the lattice constant of InP monocrystals is measured within the interval of 13 to 300 K. Coefficients of thermal expansion are calculated and compared with results of other authors. Thermal expansion becomes negative below 64 K in accordance with general lattice dynamical considerations.
Application of the Lindemann rule t o the estimation of the Debye temperature 8 of diamond like semiconducting compounds is discussed. The classical formula of LINDE-YANN was modified by a constant K,: 8 = Kl vT,/A . v2/3 + K,. The constants Kl and K , are given for AIIIBV, AIIBVI, AIIBIVCz and AIBIIICTI compounds.
