We present the results on low temperature current-voltage characteristics of noncompensated Si doped by Sb. In the temperature range 1.9–2.25 K and at electrical fields smaller than 1 V/cm, the negative differential resistance (NDR) was observed. The external magnetic field enhances the region of the NDR. We attribute this effect to the delocalization of the D− states in the upper Hubbard band due to the accumulation of the charge injected by current.
We investigate the transport properties ofn-type noncompensated silicon below the insulator-metal transition by measuring the electrical and magnetoresistances as a function of temperatureTfor the interval 2–300 K. Experimental data are analyzed taking into account possible simple activation and hopping mechanisms of the conductivity in the presence of two impurity bands, the upper and lower Hubbard bands (UHB and LHB, resp.). We demonstrate that the charge transport develops with decreasing temperature from the band edge activation (110–300 K) to the simple activation with much less energy associated with the activation motion in the UHB (28–90 K). Then, the Mott-type variable range hopping (VRH) with spin dependent hops occurs (5–20 K). Finally, the VRH in the presence of the hard gap (HG) between LHB and UHB (2–4 K) takes place. We propose the empiric expression for the lowTdensity of states which involves both the UHB and LHB and takes into account the crossover from the HG regime to the Mott-type VRH with increasing temperature. This allows us to fit the lowTexperimental data with high accuracy.
A detailed analysis of the experimental temperature dependences of the resistivity of silicon doped with arsenic with a concentration of 10 18 cm -3 is performed for the region 1.8 K < T < 25 K. It is shown that, as a result of cooling to a temperature lower than 4.5 K, a transition from the Mott mode with variable hop ping length to the mode of hopping conduction via nearest neighbors is observed, while, at T < 2.5 K, a tran sition to the Shklovskii-Efros mechanism is possible. A model for such a temperature crossover is suggested; the model is based on simplified solution of the percolation problem with the use of an interpolation expres sion for the density of states. Performed estimates show that the model is in satisfactory agreement with exper imental data when the minimum number of adjustable parameters are used.
We report on the electric transport properties of Si heavily doped with Sb at concentration just below the insulator-to-metal transition in the temperature range 1.9-3.0 K for current density J < 0.2 A cm −2 . The change in the sign of the temperature dependence of the differential resistivity R was observed: the dR/dT is positive if J < 0.045 A cm −2 whereas it becomes negative at J > 0.045 A cm −2 . The effect is explained assuming the exchange by electrons between the upper Hubbard band (UHB) and the conduction band. The obtained J dependencies of the activation energy, nonequilibrium concentration, mobility and scattering time of the conduction electrons correspond well to this hypothesis. The reason for charge instability is the Coulomb repulsion between electrons occupying states both in the UHB and conduction band. The estimated J dependencies of the conduction electrons lifetime and concentration of the D − states in the UHB strongly supports this assumption.

Приводятся данные измерений транспортных свойств Si, легированного Sb, в температурном диапазоне 1,9 -3,0 К и при плотностях токов J < 0,2 А/см 2 . На основе анализа вольт-амперных характеристик получены значения сопротивления при разных плотностях токов. Обнаружено, что с увеличением тока изменяется знак температурного коэффициента сопротивления. При значениях J < 0,045 А/см 2 температурный коэффициент сопротивления положительный, а с превышением плотности тока значения 0,045 А/см 2 он становится отрицательным. Для объяснения этого токового кроссовера в знаке температурного коэффициента сопротивления были проведены холловские измерения при температуре 2 К, позволившие определить значения концентрации носителей заряда и их подвижность. На основе этих измерений и с учетом модели концентрационной нестабильности были получены токовые зависимости таких параметров, описывающих электрический транспорт в полупроводниках, как энергия активации, неравновесная концентрация носителей заряда, подвижность и время рассеяния электронов проводимости. В результате проведенного анализа было установлено, что изменение знака температурного коэффициента сопротивления с ростом тока можно объяснить обменом электронами между верхней зоной Хаббарда, формирующейся за счет захвата инжектируемых электронов нейтральными атомами примеси, и краем зоны проводимости. При этом происходит делокализация электронных состояний с ростом тока. Полученные данные хорошо согласуются с выдвинутой гипотезой. Проведено рассмотрение возможных механизмов делокализации путем анализа времени рассеяния электронов. В результате установлено, что электрон-электронные взаимодействия, вызванные кулоновским потенциалом, являются доминирующими.
