Приводятся данные измерений транспортных свойств Si, легированного Sb, в температурном диапазоне 1,9 -3,0 К и при плотностях токов J < 0,2 А/см 2 . На основе анализа вольт-амперных характеристик получены значения сопротивления при разных плотностях токов. Обнаружено, что с увеличением тока изменяется знак температурного коэффициента сопротивления. При значениях J < 0,045 А/см 2 температурный коэффициент сопротивления положительный, а с превышением плотности тока значения 0,045 А/см 2 он становится отрицательным. Для объяснения этого токового кроссовера в знаке температурного коэффициента сопротивления были проведены холловские измерения при температуре 2 К, позволившие определить значения концентрации носителей заряда и их подвижность. На основе этих измерений и с учетом модели концентрационной нестабильности были получены токовые зависимости таких параметров, описывающих электрический транспорт в полупроводниках, как энергия активации, неравновесная концентрация носителей заряда, подвижность и время рассеяния электронов проводимости. В результате проведенного анализа было установлено, что изменение знака температурного коэффициента сопротивления с ростом тока можно объяснить обменом электронами между верхней зоной Хаббарда, формирующейся за счет захвата инжектируемых электронов нейтральными атомами примеси, и краем зоны проводимости. При этом происходит делокализация электронных состояний с ростом тока. Полученные данные хорошо согласуются с выдвинутой гипотезой. Проведено рассмотрение возможных механизмов делокализации путем анализа времени рассеяния электронов. В результате установлено, что электрон-электронные взаимодействия, вызванные кулоновским потенциалом, являются доминирующими. Results of the simulation of spin-dependant tunneling of electrons to the surface states of the titanium dioxide, which are created by adsorbed organic impurities are performed. Tunneling transparency for sunlight generated electrons is calculated by the Phase function method. A ferromagnetic film is considered to be an injector of spin-dependent electrons to the titanium dioxide. It is shown that electron spin polarization at the surface states reaches 10–25 %. It can contribute to the spin enhanced catalysis peeling a surface from organic impurities.
Electrical characteristics of the heterostructure titanium dioxide/silicon illuminated by the sun light were theoretically modeled. The modeling process includes consideration of generation of the charge carriers and their transport through the practically important heterostructure n-TiO2/p-Si. The current through the structure under small external bias up to 0.6 V was found to depend nonlinearly on the light wavelength. It is controlled by the movement of the electrons from silicon to the titanium dioxide. The highest current corresponds to the wavelengths of about 600 nm. The results obtained are explained by the difference in the absorption coefficients and reflectivity of titanium dioxide and silicon which determine generation of nonequilibrium charge carriers in the heterostructure n-TiO2/p-Si. It was demonstrated that under illumination of the unbiased heterostructure with the light of 500–600 nm the generated electrons freely move from the titanium dioxide to silicon while the movement of holes is blocked. It helps to concentrate electrons in the relatively thin nearsurface layer of titanium dioxide and use them for catalytic purification of water and air by oxidation of organic pollutants at its surface. The regularities observed are important in the detailed analysis of electronic processes at the surface of wide band gap semiconducting metal oxides and their practical application in photocatalytic processes.
