Die Konzentrationsabhängigkeit des Brechungsindex von Ga(PAs)‐ und (GaIn)P‐Mischkristallen

Abstract

Die Honzentrationsabhangigkeit des Brechungsindex von Ga(PAs) -und (GaIn)P-MischkristaUenl)In den Mischkristallsystemen GaP,Asi -, und Ga,Inl -,P ist der Brechungsindex bei der griinen Hg-Linie (A = 5461 A) ellipsometrisch in Abhiingigkcit vom Molenbruch z bestimmt worden. Der Nichtlinearitatsparameter c, dieser Abhangigkeit wird rnit Hilfe des PExN'schen Modells theoretisch gedeutet.Jn the two systems of mixcd crystals Ga,PAsl -, and Ga,Inl-,P tho refraction index -using the wavelength of the green Hg line ( A = 5461 A) -is determined ellipsometrically in dependence on the molo fraction z. The nonlincarity parameter c, of this dependence is compared with that estimated theoretically by the use of PENNS model.
