A new current transport mechanism due to interband tunneling without and with photon assistance

A new theoretical concept for calculating diode characteristics is presented, using the splitting of the total current into an intraband and intcrband part. The direct calculation of the interband current inside the junction leads to results, which agree considerably better with experimental data, than the results of the traditional theory. Furthermore, the formalism allows t o consider many-body effects without of conceptual difficulties. E s wird ein neues theoretisches Konzept zur Berechnung von Diodencharakteristiken vorgestellt, welches von der Aufspaltung des Gesamtstromes in Intra-und Interbandanteil ausgeht. Die direkte Berechnung des Interbandstromes, der innerhalb des p-n-tfberganges flieDt, fuhrt zu Ergebnissen, die merklich besser mit experimentellen Daten iibereinstimmen, als die Ergebnisse der traditionellen Theorie. AuDerdem ist der Formalismus in der Lage, Vielteilcheneffekte ohne konzeptionelle Schwierigkeiten zu besohreiben.

On the Theory of Photon‐Assisted Zener Tunneling

Zener tunneling assisted by one-photon absorption is studied theoretically. A general expression for the transition rate is obtained and further evaluated for both a two-band and a three-band process, where analytical results are presented in terms of Airy functions. Furthermore, an interband current is produced by photon assisted tunneling which is shown to be proportional to the corresponding transition rate. It can be concluded from these results that photon assisted tunneling noticeably contributes to macroscopically observable quantities like electroabsorption and electric current, especially, if two nearly degenerate valence or conduction bands exist. Generalized Boltzmann Equation with Field‐Dependent Collision Terms Inclusive of Interband Transitions

A coupled system of generalized Boltzmann equations with field-dependent collision terms is derived, taking into account both intraband and interband transitions of the charge carriers. The field dependence of the collision terms is shown to be of importance if the field-induced energetic uncertainty becomes comparable with the mean energy of the charge carriers. The interband part of the one-electron density operator is investigated which is associated with the occurrence of an interband current.Ein gekoppeltes System verallgemeinerter Boltzmanngleichungen mit feldabhangigen StoBtermen wird abgeleitet, wobei sowohl Intraband-als auch Interbandubergange der Ladungstrager beriicksichtigt werden. Es wird gezeigt, daB die Feldabhiingigkeit der StoBterme von Bedeutung ist, wenn die feldbedingte energetische Unscharfe mit der mittleren LadungstrPgerenergie vergleichbar wird. Der Interbandanteil des Einelektronendichteoperators wird untersucht, der mit dem Auftreten eines Interbandstromes verbunden ist.
