MEL LOCH ET AL quality single crystals. These materials are arsenides such as GaAs, AIGaAs, and InGaAs containing arsenic clusters. The composites are formed by incorporating excess arsenic in the semiconductor, which per cipitates in the anneal. The incorporation of the excess arsenic is accomplished by molecular beam epitaxy at low substrate temperatures. The cluster density can be controlled with the coarsening annealing. The positioning of the clusters can be controlled with heterojunctions and doping. These composites exhibit several interesting properties, including high-resistivity, appreciable optical absorption below the band gap of the semiconductor matrix material, a large electro-optic effect, and very short carrier lifetimes.
The optical activity (0. a.) of tellurium samples with carrier concentrations from 10'4 to 3 x x 1018 cm-3 is measured between 4 and 300 K. A comparison with the circular dichroism of the band edge shows that the 0.a. is mainly related to interband transitions near the energy gap. The experimental results are interpreted using a quantum-mechanical model, which allows a calculation of the 0.a. from the energy bands and matrix elements. The undoped samples show a characteristic temperature dependence of the 0 . a., which is caused by the temperature dependence of the energy gap. At low temperatures in degenerate samples depopulation effects in the 0.a. are observed.Es wird die optische Aktivitat (0.a.) von Tellmproben mit Locherkonzentrationen zwischen lOI4 iind 3 x lo1* bei Temperaturen von 4 bis 300 K gemessen. Undotierte Proben zeigen einen typischen Temperaturgang der o.a., der hauptsiichlich durch die Temperaturabhangigkeit der Energieliicke bedingt ist. Bei tiefen Temperaturen und hohen Locherkonzentrationen ist das Elektronengas im oberen Valenzband entartet. The transverse effective hole masses of tellurium samples with p = 1 0 I 6 to 1018 0n1-3 have been determined from Faraday rotation measurements at 10, YO, and 300 K. The comparison of the experimental values with the calculated Faraday masses enables to prove the validity of various band models for large k. The model presented by Bnngert gives the best fit. Thus the strong temperature dependence of the hole mass determined from transport measurements by many authors is shown to be due to the nonparabolicity of the valence band. At higher temperatures (300 to 400 K) also the free electrons contribute to the Faraday effect. This rotation could be explained by Bangert's model, too. Die transversale Lochermasse wurde fur Telliirproben mit Locherkonzentrationen zwischen lo1& und 10I8 c~I -~ aus Faradayeffckt-Messungen bei 10,90 und 300 K bestimmt. Die experimentellen Faradaymassen wurden mit den nach den bekannten Bandmodellen berechneten verglichen. Dabei ergab das von Bangert angegebene Model1 besonders fur groBe k-Werte die beste Ubereinstimmung. AuBerdem erklart sich so die starke Temperaturabhangigkeit der Lochernmssen, die von vielen Autoren bei Transport.messungen gefunden wurde. Sie wird durch die Nichtparabolizitat des Valenzbandes verursacht. Bei hohen Ternperaturen (300 bis 400 K) tragen such die freien Elektronen zum Faradayeffekt bei. Diese Drehung konnte eberifalls mit dem Modell von Bangert beschrieben nerden.
