A waveguide AlInAs/GaInAs APD with the butt-joint coupling structure for 106-Gb/s PAM4 applications is demonstrated for the first time. A maximum 3-dB bandwidth of 38 GHz and high responsivity at unity gain of 0.90 A/W are exhibited at 1.55 μm.
InP-based PICs with waveguide p-i-n PDs for 100 GBaud coherent receivers are demonstrated. The wide 3-dB bandwidth of more than 65 GHz and high responsivity of 0.154 A/W are revealed at a wavelength of 1.55 μm. We successfully achieve the monolithic integration of 19 functions as InP-based PICs with a footprint of 10.7 mm2.
InP-based 8-channel waveguide APD arrays were demonstrated towards 400 GbE for the first time. They exhibited maximum 3-dB bandwidth of 23 GHz under high-optical input of −10 dBm and uniformity of avalanche breakdown voltage less than 0.1 V between channels.
An InP-based coherent receiver PIC with waveguide PDs demonstrates 80-GHz bandwidth and high responsivity of 0.156 A/W at a wavelength of 1.55 µm. A coherent receiver module with PICs and TIAs performs sufficient characteristics for 128-GBaud transmission.
