InP-based PIC integrated with Butt-joint Coupled Waveguide p-i-n PDs for 100GBaud Coherent Networks

Abstract: InP-based PICs with waveguide p-i-n PDs for 100 GBaud coherent receivers are demonstrated. The wide 3-dB bandwidth of more than 65 GHz and high responsivity of 0.154 A/W are revealed at a wavelength of 1.55 μm. We successfully achieve the monolithic integration of 19 functions as InP-based PICs with a footprint of 10.7 mm2.
