Infrared absorption measurements have been performed on InP a t various temperaturesfrom 20 to 300 K in the spectral range from 370 to 700 cm-1 in which the absorption is due to two-phonon absorption processes. The ir absorption peaks as well as the secondorder Raman scattering data by Alfrey and Borcherds are analyzed in terms of critical point phonon frequencies. The consistency of the derived phonon frequencies is checked from different points of view, above all by using the temperature dependence of the peaks. Especially the LA frequencies turn out to be larger than those of earlier assignments indicating a smaller frequency gap between the acoustic and optical phonons than that calculated by Talwar and Agrawal. Recent neutron scattering data support the assignment given here.Die Zwei-Phonon-Absorption des InP wurde im Spektralbereich von 370 bis 700 cm-l bei verschiedenen Temperaturen zwischen 20 und 300 K gemessen. Die Peaks im IR-Absorptionsspektrum sowie die in den von Alfrey und Borcherds publizierten Raman-Spektren 2. Ordnung werden verschiedenen Kombinationen von Phononen in kritischen Punkten zugeordnet. Die Konsistenz der getroffenen Zuordnung wird nach mehreren Gesichtspunkten, u. a. mit Hilfe der gemessenen Temperaturabhiingigkeit, iiberpriift. Insbesondere sind die hier ermittelten LA-Phononen-Frequenzen groBer als friiher angenommen wurde, was auf eine geringere Frequenzliicke zwischen optischen und akustischen Phononen hindeutet, als sie von Talwar und Agrawal berechnet wurde. Jiingste Daten der Neutronenstreuung unterstiitzen die hier getroffene Zuordnung der Spektren.
The transmission spectra of Inl-,Ga,P mixed crystals (0 5 x 5 1) are measured between 20 and 550 K in the spectral range from 400 to 800 cm-l in which the optical absorption is due to two-phonon summation processes. The spectra of the end-member crystals and that of the mixed crystals consist of two main band groups in which up to seventeen structures are observed and pursued over the entire composition range. As an effect of disorder a broadening of the structures and an increase of absorption in the structureless region of the spectra are observed. The structures in the spectra are assigned to particulart two-phonon combinations or overtones of the various phonon branches -exploiting existing neutron and Raman data of the end-member crystals as well as the measured temperature dependence of the infrared spectra of mixed crystals. The compositional dependence of the LO, LA, TO, TA phonons at the X and L point and the LO, TO phonons a t the I? point are derived. It turns out that all phonon modes assigned display one-mode behaviour.Die Transmissionsspektren des Mischkristallsystems In1 -,Ga,P (0 5 z 5 1) werden zwischen 20 und 550 K im Spektralbereich von 400 bis 800 cm-1 gemessen, in dem die optische Absorption durch Zwei-Phonon-Summenprozesse verursacht wird. Die Spektren bestehen aus zwei dominierenden Bandengruppen, in denen bis zu siebzehn Strukturen beobachtet und uber den gesamten Zusammensetzungsbereich verfolgt werden konnen. Als Effekt der Unordnung findet man eine Verbreiterung der Strukturen und ein Anwachsen der Absorption in dem strukturlosen Bereich des Spektrums. Die Strukturen in den Spektren werden -unter Verwendung bekannter Neutronen-und Raman-Daten der Endkomponenten sowie der gemessenen Temperaturabhkngigkeit der Infrarotspektren der Mischkristalle -bestimmten Kombinationen oder Obertanen zweier,Phononen der verschiedenen Schwingungszweige zugeordnet. Daraus wird die Abhiingigkeit der LO-, LA-, TO-, TA-Phononfrequenzen an den Punkten X und L und der LO-und TO-Phononfrequenzen am Punkt I' von der Zusammensetzung abgeleitet. Alle diese Phononmoden zeigen Ein-ModenVerhalten.
The compositional dependences of long-and short-wavelength critical point phonons in mixed zincblende semiconductors are studied within the framework of an interpolation scheme between the end-member compound phonons which is founded by an "averaged Green's function" technique. The derived dependences on composition agree with those expected from a model with three virtual atoms per unit-cell (pseudo-unit cell model). Explicit results are presented for the compositional dependences of the I?, X, and L point phonons in In1 -%Ga,P and Gap1 -%As, and compared with experimentally derived phonon frequencies.Es werden lang-und kurzwellige Phononen in Zinkblendehalbleiter-Mischsystemen in Abhangigkeit von der Zusammensetzung untersucht. Dazu wird ein Interpolationsachema zwischen den Phononen der Endkomponenten verwendet, daa mittels der Methods der Greenschen Funktionen hergeleitet wird. Die gefundenen Abhingigkeiten der Phononenergien von der Zusammensetzung stimmen mit denen uberein, die sich aus einem Nodell mit drei virtuellen Atomen pro Einheitszelle (Pseudo-Einheitszellen-Modell) ergeben. Explizite Resultate werden fur die Phononenergien der kritischen Punkte I?, X und L in Inl-.Ga,Pund GaPl-,As, angegeben und mit experimentell bestimmten Werten verglichen.
