We report on the systematic investigation of the optical properties of a selectively grown quantum dot gain material assisted by block-copolymer lithography for potential applications in active optical devices operating in the wavelength range around 1.55 µm and above. We investigated a new type of diblock copolymer PS-b-PDMS (polystyrene-blockpolydimethylsiloxane) for the fabrication of silicon oxycarbide hard mask for selective area epitaxy of InAs/InP quantum dots. An array of InAs/InP quantum dots was selectively grown via droplet epitaxy. Our detailed investigation of the quantum dot carrier dynamics in the 10-300 K temperature range indicates the presence of a density of states located within the InP bandgap in the vicinity of quantum dots. Those defects have a substantial impact on the optical properties of quantum dots.

Методом фотоэлектронной спектроскопии с угловым разрешением при фотовозбуждении лазерным излучением (hν=6.3 eV) изучена модификация щели, открываемой в точке Дирака в аксионном антиферромагнитном топологическом изоляторе MnBi2Te4 при температурах выше и ниже температуры Нееля (24.5 K). Показано, что открываемая щель может иметь как аномально большую (62-67 meV), так и значительно уменьшенную (15-18 meV) величину на различных образцах MnBi2Te4 или различных участках одного и того же образца. В обоих случаях щель в точке Дирака остается открытой выше температуры Нееля. В результате проведенных исследований было выдвинуто предположение, что различие в величине щели, открываемой в точке Дирака, связано с проявлением эффекта фракционирования аксионного члена theta. Величина щели (62-67 meV), коррелирующая с результатами теоретических расчетов, соответствует состоянию с аксионным членом theta=π. При этом экспериментальное наблюдение щели в точке Дирака 15-18 meV соответствует эффективной модуляции аксионного члена theta=π/4 за счет генерации многоэлектронных хиральных спиновых флуктуаций и их взаимодействия при лазерном фотовозбуждении. The InAs/InP quantum dots (QDs) are investigated by time-integrated (PL) and time-resolved photoluminescence (TRPL) experiments. The QDs are fabricated site-selectively by droplet epitaxy technique using block copolymer lithography. The estimated QDs surface density is ∼1.5 × 1010 cm−2. The PL emission at T=300 K is centered at 1.5 μm. Below T=250 K, the PL spectrum shows a fine structure consisting of emission modes attributed to the multimodal QDs size distribution. Temperature-dependent PL reveals negligible carrier transfer among QDs, suggesting good carrier confinement confirmed by theoretical calculations and the TRPL experiment. The PL intensity quench and related energies imply the presence of carrier losses among InP barrier states before carrier capture by QD states. The TRPL experiment highlighted the role of the carrier reservoir in InP. The elongation of PL rise time with temperature imply inefficient carrier capture from the reservoir to QDs. The TRPL experiment at T=15 K reveals the existence of two PL decay components with strong dispersion across the emission spectrum. The decay times dispersion is attributed to different electron-hole confinement regimes for the studied QDs within their broad distribution affected by the size and chemical content inhomogeneities.

New layered magnetic topological insulator with the composition MnBi0.5Sb1.5Te4 is obtained. In-layer plane electrical resistivity and electrical resistivity in the direction perpendicular to the layers have been studied over the wide temperature range 1.4-300K. It is found that the temperature dependence of the resistivity ρ(Т) exhibits "metallic" behavior in both directions in a temperature range above 50K. Below 50K ρ is growing with decreasing temperature and shows nontrivial behavior with a peculiarity near the critical temperature Tc=23K. The growth of resistivity in the temperature range 50-23K is caused by spin fluctuations which precede magnetic phase transition at 23K. Below Тc and down to 1.4 K, the behavior of ρ(Т) represents a typical manifestation of the effect of weak localization, as confirmed by the analysis of the obtained data on magnetoresistance.
