Synthesis of aralkyl novolac epoxy resins and their modification with polysiloxane thermoplastic polyurethane for semiconductor encapsulation

Abstract: A series of phenol-based and naphthol-based aralkyl epoxy resins were synthesized by the condensation of p-xylylene glycol with phenol, o-cresol, p-cresol, or 2-naphthol, respectively, followed by the epoxidation of the resulting aralkyl novolacs with epichlorohydrin. The incorporation of stable dispersed polysiloxane thermoplastic polyurethane particles in the synthesized epoxy resin's matrix was achieved via epoxy ring-opening with the isocyanate groups of urethane prepolymer to form an oxazolidone. The mech… Show more

“…The presence of closely packed aromatic nuclei and the short linkages formed by methylene groups make polyaralkyl phenolics highly brittle that impede their widespread utility in high performance composites. These problems associated with polyaralkyl phenolics may be alleviated by suitable chemical modifications and blending . Allyl‐BMI Alder‐ene systems are well explored and documented…”

“…These problems associated with polyaralkyl phenolics may be alleviated by suitable chemical modifications and blending. [10,11] Allyl-BMI Alder-ene systems are well explored and documented. [12,13] This paper investigates the possibility of modification of polyaralkyl phenolics with allyl groups that is capable of reacting with BMI.…”

“…Epoksi reçinelerinin kimyasal dirençleri (sıcaklık, çözücü, nem, v.b. ) (Ho and Wang, 1999). Teknolojinin gelişmesi nedeniyle mikroelektronik yatırımlar hızla artmış bununla birlikte düşük elastik modül ve yüksek dayanım, düşük iç gerilim ve düşük termal genleşme, düşük su adsorbsiyonu, yüksek dielektrik sabiti ve yüksek termal dayanım özellikleri epoksi\BaTiO3 kompozitleri ortaya çıkarmıştır (Lin et al, 2003).…”

“…Amine-cured epoxies are one of the most commonly used matrix materials in engineering applications for fi bre reinforced polymeric matrix composites due to their excellent engineering performance 1,2 . Curing with aromatic diamines having a rigid structure is known to improve the thermal resistance of epoxy resins.…”
