Narrow linewidth two-electrode 1560 nm laterally coupled distributed feedback lasers with third-order surface etched gratings

Abstract: We report on the design and characterization of a re-growth free InGaAsP/InP multiple quantum well two-electrode laterally coupled distributed feedback (LC-DFB) lasers. Third-order surface etched gratings have been defined on the ridge sidewalls along the laser cavity by means of stepper lithography. The lasers oscillate in single-mode around 1560 nm with high side mode suppression ratios (>52 dB), a wavelength tuning (≥ 3nm), an output power (≥ 6 mW), and narrow linewidth (<170 kHz) under various current inje… Show more

“…For example, in the 180 nm technology used, with a capacitor of 1 pF, we could obtain time constants of the order of tens of milliseconds without resorting to any advanced design techniques. However, to realize even longer time constants (e.g., of the order of hundreds of milliseconds), we used a shifted-source biasing technique, as described in Linares-Barranco and Serrano-Gotarredona ( 2003 ).…”

“…The electron density in the i th trap can exhibit a Gaussian distribution , where N is the electron density of a homogeneous QW sample, x i is the i th trap center, and σ x is the half width. The modulation of electron density of QWs can be achieved by using high order surface grating 50,51 . We further consider a pump laser field with periodically modulated intensity , which can be easily achieved in experiment by using an imperfect standing-wave (SW) field with unequal forward and backward components.…”

“…The linewidth two-order-enhancement (18) is a gauge of further spectral purity of which, the potential can be reaped by tailoring the exciton within an advanced cavity such as lateralcoupling distributed feedback (LC-DFB) lasers [13,14,15].…”
