Anenvironmental qualification of ahybrid technology for satellite applications is presented. It is based on low temperature co-fired ceramic modules attached in asurface mount technology to amother board on an aluminum base plate. For the module assembly flip-chip mounting using ultrasonic and thermocompression bonding is considered. As avalidation the circuits are exposed to numerous mechanical and thermal testing procedures. In three qualification steps the different manufacturingmethods are evaluated and discussed.

This work presents results in the field of advanced substrate solutions in order to achieve high crystalline quality group-III nitrides based heterostructures for high frequency and power devices or for sensor applications. With that objective, Low Temperature Co-fired Ceramics has been used, as a non-crystalline substrate. Structures like these have never been developed before, and for economic reasons will represent a groundbreaking material in these fields of Electronic. In this sense, the report presents the characterization through various techniques of three series of specimens where GaN was deposited on this ceramic composite, using different buffer layers, and a singular metal-organic chemical vapor deposition related technique for low temperature deposition. Other single crystalline ceramic-based templates were also utilized as substrate materials, for comparison purposes.

Low temperature co-fired ceramic (LTCC) ferrite materials are a group of materials for magnetic substrate of integrated power converters. The inductors can be fabricated in the substrate so that the power density of the converter can be dramatically increased. There are three types of commercial LTCC ferrite materials from ESL ElectroScience®: 40010, 40011 and 40012. However, these materials are not optimized for high current integrated point-of-load (POL) converters. In this paper, the LTCC materials are improved by laminating different LTCC green tapes. The lamination impact to the microstructure and composition is analyzed and discussed. After comparisons, a new LTCC material with better composition for power converters is found. Both magnetic characterization and planar inductor demonstration have shown that the new material is more suitable for high current integrated POL converter applications.
