Einkristalle undpn-Schichtkristalle aus Silizium

Abstract: Es wird ein Ofen zur Herstellung yon Einkristallen und pn-Schichtkristallen nach dem CzocI~RAZSKI-Verfahren beschrieben. Spektralanalysen und Widerstandsmessungen erm6glichen eine Absch~itzung der Verunreinigungen und ihrer Entmischungskoeffizienten. Gleichstromkennlinien und Kapazit~iten der pn-Kristalle werden bei verschiedenen Temperaturen gemessen. Die Spannungsabh~ngigkeit der Kapazit~it liefert ein lineares St6rstellenprofil.
