In the paper, a universal compensation method is presented to improve the imbalance of a trans-directional coupled-line (TRD-CL) based balun caused by the inevitable physical separation between the TRD-CLs. Using this method, the input mismatch and output imbalance can be effectively solved. Moreover, since the compensation is achieved by shortening the two TRD-CLs instead of adding additional stubs, size miniaturization is maintained. Design formulas are derived using the signal flowchart and even-odd mode analysis. A prototype operating at 1.6 GHz is also designed and measured to verify the proposed method.

This letter presents a 48 GHz frequency doubler in a 65 nm CMOS technology. The proposed frequency doubler is composed of a complementary push-push structure with negative resistance circuit for conversion gain enhancement. The maximum measured conversion gain reaches −6.1 dB at 48 GHz output frequency, and the 3-dB bandwidth is 40∼54 GHz. The fundamental rejection is above 29.5 dB. The size of the proposed frequency doubler chip is 0.72 × 0.36 mm 2 . The total power consumption is 16 mW.

An 85 to 110 GHz high efficiency, high output power frequency doubler is presented in this letter. The traveling-wave topology is used to generate even harmonics and suppress odd harmonics effectively. The output fundamental and 4th harmonic reflectors are applied to enhance the efficiency, conversion gain and fundamental rejection. The measured results show a peak conversion gain of 3.2 dB and peak efficiency of 11.2% with a saturated output power of 9 dBm at 100 GHz. The doubler exhibits higher than 30 dB fundamental rejection from 85 to 110 GHz with a compact chip size of 1.5 0.9 mm .Index Terms-Frequency doubler, high efficiency, high output power, reflectors, traveling-wave.
