A wideband, low-power, high-sensitivity and small-size 2.5-GHz static frequency divider IC

Abstract

A static divide-by-4 frequency prescaler IC operating for input signals from 20MHz to 5.5GHz is reported. The circuit was fabricated using an fT= 12GHz f , , = 20GHz non-polysilicon-emitter silicon bipolar process. The die measures only 0.45"x 0. 7" and dissipates 125mW.
