Шляхи підвищення швидкодії GaAs-полових транзисторів Шотткі (ПТШ) та селективнолегованих гетеротранзисторів (СЛГТ) для формування сучасних НВЧ-схем Прикарпатський національний університет імені Василя Стефаника, вул. Шевченка, 57, м. Івано-Франківськ, Україна Немає сумніву, що використання технологій польових транзисторів із зотвором Шотткі на GaAs для формування швидкодіючих ВІС має велику перспективу. Не менші перспективи відкриваються перед унікальною за своїми властивостями СЛГТ -технологією для проектування сучасних ВІС/НВІС. Modern submicron technology of epitaxial GaAs-layout on monosilicon substrates requires significant development and improvement of precision low-temperature methods for the formation of functional layout in properties that are not inferior to layers formed by high-temperature methods. Today, in order to increase the speed and impedance of submicron combined silicon and arsenide-based structures, the LSI/VLSI is intensively searching for new high-efficient technological operations for the formation of their structures, which would reduce the temperature of deposition of functional layers and increase the temperature stability of concentration profiles and charge state. The submicron technology of forming LSI/ VLSI structures has been developed, which includes a whole complex of studies of unique processes of gas-phase photo stimulating processes: oxidation, etching of epitaxy, diffusion, implantation, activation of impurities, and reduction of low-level hidden contacts. Particularly relevant today are processes of submicron technology, which do not change the concentration profiles of homo- and heterojunction in the process of formation of the structures of the LSI and are highly stimulating in reducing the time of execution of the technological route for short microcycles in the individual processing of mono-Si substrates of large diameter (> 150 mm).In this paper, the essence of the conducted researches in the given processes of submicron technology LSI/VLSI, which increase them as resolution, and charge stability, is disclosed.
The article presents the results of experimental studies using multi-charge dual implantation of ions of different masses (silicon, sulfur, selenium) for the formation of retrograde concentration profiles of n + n of Schottky transistors, which increase the speed of LIC by 2.5-3 times.
Варізонна технологія формування структур швидкодіючихGaAs -транзисторів як основи сучасних ВІС Прикарпатський національний університет імені Василя Стефаника, вул. Шевченка, 57, м. Івано-Франківськ, 76018, Україна Зменшення розмірів кремнієвих приладів супровуджується збільшенням ефективної швидкості електронів, зменшенням їх пролітного часу і переходом до балістичного режиму роботи. Одночасно, як наслідок, із зменшенням розмірів знижується і споживана потужність. Формування структур ВІС на Si-гомопереході зменшує їх частотний діапазон та швидкодію.Сучасними світовими розробниками було запропоновано декілька нових типів приладів і технологій формування їх структур, які використовують переваги високих значень швидкості і рухливості електронів в GaAs, а також використання малих розмірів структур. До них відносяться, наприклад, польові транзистори на гетероструктурах із сегментованим легуванням (СЛПТ), біполярні транзистори (БГТ) із широкозонним емітером, транзистором з проникливою базою , вертикальні балістичні транзистори, прилади з плоско-легованими бар'єрами і транзистори на гарячих електронах, як елементної бази сучасних сучасних швидкодіючих ВІС.В даній статті ми зупинимось варізонної технології формування структур як біполяних, так і польових транзисторів, які стануть основою сучасних швидкодіючих ВІС .Стаття поступила до редакції23.10.2014; прийнята до друку 15.12.2014.
