Die Ultrarotabsorption yon synthetischen ZnO-Einkristallen mit und ohne Dotierung wurde im Wellenlitngenbereich yon I his 13 ~ untersucht. Die Absorption zeigt im Mlgemeinen einen kontinuierlichen Anstieg zu gr613eren Wellenl~ngen bin. Nur stark Cu-dotierte Kristalle und solche ohne Dofierung, die hinreichend lange bei hSherer Temperatur in Sauerstoff behandelt wurden, sind bis etwa 8 ~ vollkommen durchl~ssig. Bei 10, J ~ und 11,5 ~x finden sich Absorptionsmaxima, die wahrscheinlich auf die Anregung yon Gitterschwingungen zuriickzufiihren sind. Die Absorptionskonstante bei fester Wellenl~nge steigt in groben Ztigen mit der Leitf~higkeit der Kristalle an. Jedoch treten starke Streuungen auf; wasserstoffbehandelte Kristalle, die gleiche Leitf~higkeit haben wie undotierte oder im Zinkdampf behandelte Kristalle, zeigen vim kleinere Absorption als letztere. Bei Abkiihlung auf 90 ~ K wurde teils eine Erh6hung teils eine Erniedrigung der Absorption beobachtet. Die experimentellen Ergebnisse werden als Cberlagerung einer St6rstellenabsorption mit der Absorption freier Ladungstr~iger gedeutet.
A. EinleitungDie Kante der Eigenabsorption von ZnO liegt bei etwa 385 m~z. Im Gebiet kiirzerer Wellenl~tngen ist die Absorptionskonstante so grol3, dal3 das Absorptionsspektrum nur an diinnen, aufgedampften Schichten untersucht werden konnte 1. Der spektrale Verlauf der Absorption am langwelligen Ende der Kante ist sowohl an undotierten synthetischen Einkristallen ~ als auch an solchen mit Zn-/Jberschul3 gemessen worden ~. Im Ultraroten wurde die Absorption vor l~ingerer ZeJt an ZnO-Pulver untersuchta, 5, wobei eine ganze Reihe diskreter Absorptionsmaxima gefunden wurde, die man als Grund-und Kombinationsschwingungen des Gitters deutete. An synthetischen Einkristallen ist wegen der kleinen Dimensionen die Messung vor allem bei gr613eren Wellen-l~ingen aus Intensit~ttsgriinden sehr schwierig. /]ber vorl~iufige MeBergebnisse wurde in einer kurzen Notiz berichtet6, 7.
