Charge transport in composites of inorganic nanorods and a conjugated polymer is investigated using a photovoltaic device structure. We show that t he current-voltage (I-V) curves in the dark can be modelled using the Shockley equation modified to include series and shunt resistance at low current levels, and using an improved model that incorporates both the Shockley equation and the presence of a space charge limited region at high currents. Under illumination the efficiency of photocurrent generation is found to be dependent on applied bias.Furthermore, the photocurrent-light intensity dependence was found to be sublinear. An analysis of the shunt resistance as a function of light intensity suggests that the photocurrent as well as the fill factor is diminished as a result of increased photoconductivity of the active layer at high light intensity. By studying the intensity dependence of the open circuit voltage for nanocrystals with different diameters and thus band gaps, it was inferred that Fermi-level pinning occurs at the interface between the aluminum electrode and the nanocrystal.3

The advantages of using multi-quantum-well or superlattice systems as the absorbers in concentrator solar cells are discussed. By adjusting the quantum-well width, an effective band-gap variation that covers the high-efficiency region of the solar spectrum can be obtained. Higher efficiencies should result from the ability to optimize separately current and voltage generating factors. Suitable structures to ensure good carrier separation and collection and to obtain higher open-circuit voltages are presented using the (AlGa)As/GaAs/(InGa)As system. Efficiencies above existing single-band-gap limits should be achievable, with upper limits in excess of 40%.

The use of quantum dots can turn the old concept of a luminescent solar collector into a practical concentrator. The quantum efficiency, tunability of absorption threshold, and size of the redshift make quantum dots an ideal replacement for the organic dyes whose performance limited this inexpensive technology. Progress in photovoltaic cells, in particular, the ability of quantum-well cells to tune the band gap, also suggests high efficiency is possible in solar and thermophotovoltaic applications. A thermodynamic model is used to show quantitatively how the separation of absorption and luminescent peaks under global illumination is related to the spread of quantum-dot sizes. Hence, the redshift can be determined during the growth process. The model can be used to optimize concentrator performance and to study the effect of reabsorption, which is important for high concentration even if the quantum efficiency is unity. This model provides a quantitative explanation for the contribution of the spread of sizes to the redshift, which should help in the extraction of the much smaller, single-dot effects.

A strain-balance multiquantum well (MQW) approach to enhance the GaAs solar cell efficiency is reported. Using a p-i-n diode structure, the strain-balanced GaAsP/InGaAs MQW is grown on a GaAs substrate and equals a good GaAs cell in terms of power conversion efficiency. The cell design is presented together with measurements of the forward bias dark current density, quantum efficiency, and 3000 K light-IV response. Cell efficiencies under standard air mass (AM) 1.5 and AM 0 illumination are projected from experimental data and the suitability of this cell for enhancing GaInP/GaAs tandem cell efficiencies is discussed.

Luminescent solar concentrators (LSCs) generally consist of transparent polymer sheets doped with luminescent species. Incident sunlight is absorbed by the luminescent species and emitted with high quantum efficiency, such that emitted light is trapped in the sheet and travels to the edges where it can be collected by solar cells. LSCs offer potentially lower cost per Wp. This paper reviews results mainly obtained within the framework of the Fullspectrum project. Two modeling approaches are presented, i.e., a thermodynamic and a ray-trace one, as well as experimental results, with a focus on LSC stability.
