The bending of 49BFi-implanted Si wafers due t o high-temperature annealing ( T = 900 to 1100 "C) is investigated by means of X-ray topographic techniques. The results are comperatively considered with those for low-temperature annealing ( T 5 800 "C) obtained earlier by the authors. It is shown that the most essential differences in low-and high-temperature intervals occur for implantation dose below the amorphization one.Die Verbiegung der mit 49BFS Molekulen implantierten Si-Plattchen, die durch Hochtemperatur-Ausheilung (T = 900 -1100 "C) entsteht, wurde mit Hontgentopographischen Methoden untersucht. Die Resultate wurden mit den Ergebnissen, die die Autoren friiher fur tieferen Temperaturen der Ausheilung (T 2 800 "C) erhalten haben, vergleichen. DerHauptunterschied zwischen Hochternperatur und Tiefteniperatur-Ausheilung tritt liervor fur die Irnplantationsniengen, die noch keine Amorphisierung verursachen.
Anisotropic etchants inhibiting properties of silicon‐nitride compound layers produced by ion implantation of N 2+ in the dose range 1 × 1015 to 1 × 1017 N/cm2 at an energy of 150 keV are investigated. After implantation the samples are annealed 60 min at 1150 °C in dry nitrogen. The buried layers of silicon‐nitride compound are obtained with nonstoichometric composition. Layers with doses 1 × 1016 N/cm2 exhibit inhibiting properties and layers with doses greater than 5 × 1016 N/cm2 exhibit etch‐stopping behaviour in anisotropic etchants as EPD, KOH‐IPA, and KOH‐water.
The influence of thermal annealing on the image contrast of the boundaries of 4OBF:implanted regions in Si is investigated by means of X-ray topography. The contrast is used for studying the wafer bending and the stress types. It is shown that the final state of deformation is determined by: (1) the expansion of the surface layer caused by the implantation, ( 2 ) the contraction of this layer caused by the annealing. Effect ( 1 ) or (2) dominates depending on the implantation dose and annealing conditions. The possibility of compensating both effects leading to complete elimination of the bending of the implanted wafers is established. The results are discussed on the basis of the correlation between the deformation state of the wafers and the percentage B atoms occupying substitutionally Si-lattice sites.Der EinfluD der thermischen Ausheilung auf den Abbildungskontrast der Grenzen der mit '*BF$ Molekulen implantierten Gebieten in Si wurde Rontgentopographisch untersucht. Der Grenzenkontrast wurde zur Bestimmung der Biegung und Spannungstypen im System Si-implantierter Schicht angewandt. Es wurde gezeigt, da13 die Enddeformation -(1) durch die von der Implantation verursachten Oberflkichenschicht-Ausdehnung, und( 2 ) durch die von der Ausheilung bewirkten Kontraktion dieser Schicht bestimmt ist. Je nach Implantationsdosis und Ausheilungsbedingungen uberwiegt (1) oder (2). Es wurde eine Moglichkeit zur Kompensation der beiden Effekte (vollige Beseitigung der Biegung der Si-Scheiben) festgestellt. Diese Ergebnisse werden mittels einer Korrelation zwischen dem Deformationszustand und dem Prozentgehalt der Gitterpllitzeannehmende B-Atomen, diskutiert.
