The electrical conductivity and the Hall effect are investigated in the temperature region fiom 77 to loo0 K on undoped ZnO single crystals grown by vapour phase transport. The growth conditions were systematically altered to get crystals with definite non-stoichiometry. The electrical properties are related to these growth conditions. The analysis of the Hall data yields the phase boundary ZnO/Zn and a formation enthalpy of 1.5eV for the dominant native donor. This donor is suggested to be the oxygen vacancy. The Hall mobility is analysed with regard of new aspects giving a smaller anisotropy than in earlier analyses. An undotierten durch Gasphasentransport geziichteten ZnO-Einkristallen werden elektrische Leitfiihigkeit und Halleffekt im Bereich von 77 bis 1000 K untersucht. Durch Anderung der Ziichtungsbedingungen konnen definierte Grade der Nichtstoichiometrie erzeugt werden, was in den elektrischen Eigenschaften deutlich zum Ausdruck kommt. Die Analyse der Hallmessungen ergab die Phasengrenze ZnO/Zn sowie eine Bildungsenthalpie von 1,5 eV fur den dominierenden Eigendonator, der als Sauerstoffvakanz interpretiert wird. Die Analyse der Hallbeweglichkeit ergibt eine geringere Anisotropie als in friiheren Arbeiten.
Nach einer kritischen Sichtung zum thermischen Verhalten von Seltenerdhalogeniden LnX3, Seltenerdoxidhalogeniden LnOX, Seltenerdaluminiumhalogeniden LnmAlnX3(m+n) und Seltenerdammoniumhalogeniden (NH4)xLnyX3y+x werden die Bildungsenthalpien und Standardentropien ausgewertet und die empfohlenen Werte angegeben. Aus dem linearen Zusammenhang zwischen den Differenzen der Bildungsenthalpien von Seltenerdoxiden Ln2O3 und ‐halogeniden LnX3 bzw.‐oxidhalogeniden LnOX und dem Ionenradius der betreffenden Elemente werden die in der Literatur fehlenden Werte für einige Halogenide und Oxidhalogenide hergeleitet. Das Verdampfungs‐ und Sublimationsverhalten der LnX3 sowie das Zersetzungsverhalten der Verbindungen LnOX wird verallgemeinernd beschrieben und das Chemische Transportverhalten der LnX3 mit AlX3 systematisch eingeordnet. Die thermische Stabilität der Europiumtrihalogenide wird quantifiziert. Aus den bekannten Zustandsbarogrammen und Zustandsdiagrammen der Systeme Seltenerdtrihalogenid/Aluminiumhalogenid (LnX3/AlX3) und Ammoniumhalogenid (LnX3/NH4X) werden allgemeingültige Schlussfolgerungen für Systeme mit LnX3 gezogen.
The electrical resistivity (semiconductor–metal transition), the thermoelectric power, and the magnetic susceptibility of well‐characterized VO2 monocrystals and powdered samples in the range of homogeneity were measured. The physical properties gave no hint of an extension of the range of homogeneity towards oxygen excess. An oxygen deficit (VO1.994) strongly influence the semiconductive properties of VO2 below the phase transition temperature, but hardly influences the metallic properties above the transition temperature. This behaviour may be explained by the formation of vanadium interstitial atoms and a rise in the concentration of mobile electrons connected with it. These results explain discrepancies in the data of the physical properties in literature, and show how the properties of VO2 can be purposefully changed.
