The DC performance of bipolar transistors at low current level is deteriorated mainly by parasitic currents from generation-recombination and tunnelling effects. Optimizing a bipolar transistor for very low DC current operation means minimizing the parasitic currents and maximizing the normal collector current. A set of ten requirements for such optimization is presented. These include high-efficiency emitter (i.e. poly-silicon emitter), base doping somewhat above , minimal base width, pin-type pn junctions with a minimal depletion region width, optimal planar geometry, well designed junction peripheries and very low defect processing. An estimate based on published data indicates that silicon bipolar transistors at room temperature could operate at DC collector currents as low as A.
Zusammenfassung. Die Eigenschaften von Bipolartransistoren bei sehr kleinen DC Strömen werden hauptsächlich durch parasitäre Rekombinations- und Generationsströme und Tunneleffekte beeinträchtigt. Für die Optimierung von Bipolartransistoren, welche für extrem kleine DC-Ströme geeignet sind, müssen diese parasitären Ströme minimiert und der normale Kollektorstrom maximiert werden. Eine zehn Punkte umfassende Liste für eine Optimerung wird in diesem Artikel präsentiert. Diese beinhaltet unter anderem die Verwendung einer hocheffizienten Emitterstruktur (z.B. Polysilizum Emitter), einer Basisdotierung von leicht mehr als , einer minimalen Basisweite, pin-Typ pn-Übergängen mit minimaler Weite der Verarmungszone, optimaler planarer Bauteilgeometrie, bestmöglicher Gestaltung der Randgebiete der pn-Übergänge, und die Verwendung von möglichst defektfreien Herstellungsprozessen. Eine Schätzung aufgrund von publizierten Daten zeigt, daß Bipolartransistoren in Silizumtechnologie bei Raumtemperatur schon mit Kollektorströmen von A DC funcktionieren können.
