Unified understanding of both thermally assisted and precessional spin-transfer switching in perpendicularly magnetized giant magnetoresistive nanopillars

Abstract: We report on the spin-transfer magnetization switching properties of CoFe/Pd-based perpendicularly magnetized giant magnetoresistive cells over a wide current pulse duration time range. Analytic expressions without empirical parameters like attempt frequency are tested experimentally for the thermally assisted and precessional regimes. Good agreement with the experiment data is obtained using a common parameter set in both regimes, which leads to a comprehensive understanding of the switching properties includ… Show more

“…Depending on the magnitude of switching current, the switching behavior of MTJ can be divided into two regimes [16]: Sun model (I N I c0 ) [17] and Neel-Brown model (I b I c0 ) [18]. For PMA STT MTJ, these two regimes are isolated by the critical current which can be described by the following equations [2]:…”

“…Thermal activation mainly decreases the threshold current value and the switching time, introducing an undesirable stochastic magnitude effect in both parameters [16,17]. The influence of the writing pulse duration was also theoretically studied [16,[18][19][20][21].…”

“…Depending on the magnitude of switching current, the stochastic behavior can also be divided into two regimes [14]: Sun model (I > I c0 ) [15] and Neel-brown model (I < I c0 ) [16,17]. The former is also called precessional switching which addresses fast switching (sub 3 ns) but consumes more energy with high current density.…”
