FinFET is a prormsmg architecture for lowvoltage/low-power applications at and beyond the 32nm technology generation. VDD scalability of LSTP-and LOP-32nm compatible FinFET SRAMs is investigated in the presence of fin line-edge roughness (LER). Several design options are compared, including transistor sizing, mobility changes as a result of crystal orientation, fin patterning and gate stack, and VT tuning through work function (WF) engineering. Mixed-mode simulations featuring quantum-corrected hydrodynamic transport models are performed on large Monte Carlo ensembles. A conservative J-l -6.40-criterion is adopted to systematically evaluate read and write stability of these cells at different supply voltages. Simulation results and comparison with published measurements on fabricated cells help with assessing variability issues for FinFET-based SRAMs operating at low VDD, thus providing design guidelines for future technology nodes.

The crystal structures of four hydroxylapatite (HA) samples prepared from solutions in the presence of 10, 15, 25 and 30 Mg-atom-% have been investigated by X-ray powder pattern fitting. The total magnesium content of the solid samples, as determined by chemical analysis, was 4.9, 14.1, 20.4 and 30.6 Mg-atom-%, respectively. Rietveld analysis was performed using the computer program PREFIN implemented with routines which allow the refinements of the average crystallite sizes. Different refinement procedures were carried out in order to evaluate the effect of the amorphous and background profiles on the occupancy factor data. For comparison, magnesium-free hydroxylapatite was refined with the same strategies. The results of the different approaches indicate that the degree of magnesium substitution for calcium in the HA structure can be at most ,-~ 10 atom-%. Magnesium substitutes calcium preferentially at the 6(h) site. The broadening of the diffraction peaks increases on increasing the total magnesium content in the solid phase, which is always significantly higher than the amount incorporated into the HA structure. The excess is probably located in the amorphous phase and/or on the crystallite surface.

RESUMOO presente artigo objetiva evidenciar o constante processo de expulsão a que os pobres estão submetidos nas metrópoles brasileiras. Com base no referencial da geografia e do urbanismo crítico são mobilizados os conceitos para entender a relação entre a reprodução do capital imobiliário na metrópole e a violência decorrente sobre a classe trabalhadora, análise sustentada por uma abordagem empírica para o caso de São Paulo, com a utilização de uma análise cartográfi-ca. Objetiva-se demonstrar como os processos de realização de uma metrópole voltada para atender as demandas do capital significam a negação para as classes trabalhadoras. O processo em questão representa a elitização do município polo (São Paulo) e uma extensão da pobreza em direção às periferias metropolitanas. Essa forma socioespacial é mantida pela contínua despossessão das classes trabalhadoras, que, por vias violentas, são submetidas à estrutura imposta para que ocorra a reprodução do capital, o que representa um nexo entre a necessidade de expansão do capital imobiliário e o aumento da periferia precária. Palavras-chave:Metropolização; Pobreza; Urbanização; Acumulação por despossessão ABSTRACT This paper aims to highlight the constant process of expulsion that the poor are subjected in Brazilian metropolises. From geography and critical urbanism bibliography is mobilized concepts to understand the relationship between the reproduction of real estate capital and the resulting violence against the working class, sustained by an empirical approach to the case of São Paulo using a cartographic analysis. It aims to demonstrate how the production of space in a metropolis is oriented to meet the demands of capital represents a denial for the working classes. The process in question is the elitism Polo city (São Paulo) and a poverty extension towards the metropolitan peripheries. This sociospatial shape is maintained by the continued dispossession of the working class, which by violent way, undergo the structure imposed for the occurrence of reproduction of capital and represents a link between the need for expansion of real estate capital and the increase in precarious periphery.
