Sub‐THz wave generation based on a dual wavelength microsquare laser

Abstract: A microsquare dual wavelength laser has been fabricated and applied to sub-THz emission by beating two modes. An 18 × 18 μm square AlGaInAs/InP microsquare laser combined with an optimised uni-travelling-carrier photodiode has demonstrated stable emission at 103.2 GHz.
