Sub-Terahertz Resonant Tunneling Diode Oscillators Integrated with Tapered Slot Antennas for Horizontal Radiation

Abstract: This paper reports on the fabrication and oscillation characteristics of sub-terahertz resonant tunneling diode (RTD) oscillators integrated with tapered slot antennas for horizontal radiation. The device consists of a GaInAs/AlAs RTD and a resonator, waveguide, and tapered slot antenna on a semi-insulating InP substrate. The substrate under the tapered slot antenna was thinned to 20 µm to suppress radiation into the substrate. An oscillation frequency of 405 GHz and horizontal output power of 60 µW were obser… Show more

“…4d). This kind of oscillators on a thinned ≈ 20-μm-thick InP substrate operating at 400 GHz has been reported in [62]. The highest frequency achieved with the oscillators is 1.1 THz [9], the oscillators were fabricated on few-μm thick spin-on dielectric membrane in this case.…”

“…For a collimated output beam, a hyper-hemispherical lens is used. Structures without silicon lenses have also been reported [27,28,[62][63][64]. is the NDC of the RTD, is the conductance of the slot antenna, which is composed of the radiation conductance and the conductance due to the Ohmic loss , and and are the inductance and capacitance of the RTD and slot antenna.…”
