Abstract:B + implantation into epitaxial 6H-SiC has been carried out in order to create a laterally structured p-doped layer. The defects caused by the ion implantation should be minimized by implantation at higher substrate temperatures and post implantation annealing. Using Slow Positron Implantation Spectroscopy (SPIS), the distribution of vacancy-type defects after ion implantation could be evaluated and the efficiency of the annealing could be demonstrated. Furthermore, first results about the boron distribution a… Show more
scite is a Brooklyn-based organization that helps researchers better discover and understand research articles through Smart Citations–citations that display the context of the citation and describe whether the article provides supporting or contrasting evidence. scite is used by students and researchers from around the world and is funded in part by the National Science Foundation and the National Institute on Drug Abuse of the National Institutes of Health.
