Reduction of electron-optical phonon scattering rates in a quantum well with a phonon wall

Abstract: The intrasubband electron-polar optical phonon scattering rates for interface and confined phonons are calculated. The AIAslGaAslAIAs double heterostructures with independent confinement of electrons and phonons as well as structures containing a phonon wail (a phonon-reflecting barrier transparent to electrons) embedded in an electron quantum well (QW) are considered. it is shown that, because of the independent electron and phonon confinement in the double heterostructure, the scattering rate is lower than t… Show more

“…We use the dielectric continuum approach to describe confined and IF modes of optical phonons in the QW. [4][5][6][7][8] It is assumed that the potential of confined phonons is described by a sinusoidal function with nodes at GaAs/ AlGaAs interfaces. The potential of IF phonons decreases exponentially with the distance from the interfaces and is described by the function exp(Ϫq ʈ ͉zϪz 0 ͉) , where q ʈ is the phonon wave vector component in the quantization plane.…”

“…For that reason this double well structure has attracted much attention recently. [13][14][15][16][17][18] A few years ago, Zhu et al 19 studied the electron mobility in GaAs/AlAs multiple quantum wells fabricated by inserting several thin AlAs barrier layers into a GaAs/AlAs well. After comparing their results with those obtained in a single well, they claimed that the electron mobility is higher in the case of a multiple quantum well.…”
