Parameters estimation of the d.c. electrothermal model of the bipolar transistor

Abstract: SUMMARYThis paper concerns the problems of the parameter values estimation of d.c. electrothermal model of the BJT formulated for circuit analysis with SPICE. In this case, PARTS software available in SPICE cannot be used. In the paper, a new estimation algorithm for d.c. electrothermal model of the BJT is proposed. The form of the electrothermal BJT model is also presented. The estimation algorithm implemented into the computer-controlled measurement set allows one to derive the values of the parameters autom… Show more

“…In turn, the paper [8,9] presents the modified version of the model from [3,7], in which additional phenomena such as generation currents, quasi-saturation as well as series resistances of the collector, the emitter and the base are included. The model from [8] describes correctly the power BJT output characteristics, but unacceptable high discrepancies between the measured and simulated transfer characteristics of the considered device were observed.…”

“…The electrothermal lumped model of the low-power BJT has been worked out by authors and published in [3,7]. This model contains Ebers-Moll electrical model with some second-order phenomena as the avalanche breakdown, the Early's effect, the base series resistance included, the thermal model and the electrical power model.…”
