Mask membrane deflection caused by mask tilt during the wafer stepping motion in x-ray steppers

Abstract: A new analysis method for deflection of the mask membrane during the wafer stepping motion in x-ray steppers has been developed. The deflection is caused by the wedge action of the gas film between the mask and the wafer if the mask tilts slightly relative to the plane on which the wafer is traveling. The deflection is not only detrimental to the throughput of x-ray steppers, it may also damage the mask membrane. Lees’ difference approximation method is applied to Reynolds’ equation for the gas film and the eq… Show more

“…In region C, the null region is divided into two points on the axis. 8) Region B can only satisfy the necessary condition for NLD plasma generation because NL is located inside the vessel. In region B, NL varies from 21.5 cm (at 13.7 A on the horizontal axis) to 0 cm (null point at 16.6 A).…”

“…Usually, practical manufacturing processes have been performed on this left side of the maximum V pp . 5,6,8) Figure 3 shows the measured V pp at the antenna as a function of the top coil current, namely, the figure indicates the dependence of V pp on magnetic field strength. The configuration of the relative magnetic field was set to be identical by maintaining the ratio of coil currents.…”
