High-Temperature Reactor Cleaning Using Chlorine Trifluoride Gas for Silicon Carbide Chemical Vapor Deposition

Abstract: The high-temperature cleaning of a silicon carbide chemical vapor deposition reactor was developed using chlorine trifluoride gas and purified pyrolytic carbon (PyC) as the susceptor coating material.
