The effects of photo-oxidative degradation of polyacids at various concentrations and with different durations of ultraviolet (UV) irradiation on the photo-reduction of ceria nanoparticles were investigated. The effect of UV-treated ceria on the performance of chemical mechanical polishing (CMP) for the dielectric layer was also evaluated. When the polyacids were exposed to UV light, they underwent photo-oxidation with consumption of the dissolved oxygen in slurry. UV-treated ceria particles formed oxygen vacancies by absorbing photon energy, resulting in increased Ce3+ ions concentration on the surface, and when the oxygen level of the solution was lowered by the photo-oxidation of polymers, the formation of Ce3+ ions was promoted from 14.2 to 36.5%. Furthermore, chain scissions of polymers occurred during the oxidation process, and polyacids with lower molecular weights were found to be effective in ceria particle dispersion in terms of the decrease in the mean diameter and size distribution maintaining under 0.1 of polydispersity index. With increasing polyacid concentration and UV irradiation time, the Ce3+ concentration and the dispersity of ceria both increased due to the photo-oxidative degradation of the polymer; this enhanced the CMP performance in terms of 87% improved material removal rate and 48% lowered wafer surface roughness.

At elevated temperatures, polyethylene terephthalate (PET) is known to undergo a cascade of interconnected chemical reactions, in particular oxidative crosslinking, which can lead to severe limitations in processability, product properties, and recyclability. To control such undesired reactions, a newly synthesized phosphorus-based additive with promising flame retardant properties (T. Stelzig et al. Dopo-Based Hybrid Flame Retardants. EP2921498 (A1), 2015), by the chemical name 6-((1-oxido-2,6,7-trioxa-1-phosphabicyclo[2.2.2]octan-4yl)methoxy)dibenzo[c,e][1,2]oxaphosphinine 6-oxide (DOPO-PEPA, or simply DP), was added to PET in different concentrations. To assess the miscibility of DP and PET at the nanoscale, a multiscale simulation scheme was developed by combining molecular dynamics and dissipative particle dynamics. DP showed a prominent inter-chain lubrication effect in PET in extrusion experiments. To replicate the heating cycles during repeated recycling, the thermal stability of PET melts was assessed on extended timescales using rheological measurements. Time-resolved frequency sweep experiments were conducted with or without the novel DP additive, under air and nitrogen atmospheres. By combining various chemical analysis techniques, a chemical stabilizing mechanism could be proposed that describes how the DP molecule intervenes with the-1-This document is the accepted manuscript version of the following article:

AbstrakPenelitian ini bertujuan menentukan karakteristik reologi komposit serbuk cangkang kemiri (SCK) berukuran 45µm<d<75µm dan resin Poliuretan (PU) dengan komposisi bervariasi, yaitu 5%:95%, 10%:90%, 15%:85%. Pencampuran SCK dan PU dilakukan dengan mechanical mixer dengan kecepatan dan lama pengadukan masing-masing 10, 15 dan 20 menit dan 100, 200 dan 250 rpm. Reologi komposit diperoleh dengan pengujian rotational viscometer dan dioptimasi dengan metoda Taguchi. Penelitian menunjukkan viskositas terkecil 218,66 mPa.s, ditemukan pada komposit dengan komposisi 5% 95%, waktu pengadukan 15 menit dan kecepatan pengadukan 100 rpm. Kata kunci: Serbuk cangkang kemiri, Poliuretan, Viskositas, Reologi. Abstract This study aimed to determine the composite rheological characteristics of candlenut shells (SCK) with particle size of 45µm <d <75µm and polyurethane (PU) resins with varying compositions, namely 5%: 95%, 10%: 90%, 15%: 85%. Mixing of SCK and PU is carried out using mechanical mixers with a speed and stirring time of 10, 15 and 20 minutes and 100, 200 and 250 rpm, respectively. Composite rheology was obtained by rotational viscometer testing and optimized by the Taguchi method. The results showed the smallest viscosity of 218.66 mPa.s, found in composites with a composition of 5% 95%, stirring time of 15 minutes and stirring speed of 100 rpm.
