Flow-Tube Investigation of the High-Temperature Reaction between BCl3 and NH3

Abstract: The reaction between BCl 3 and NH 3 to produce dichloroboramine (Cl 2 BNH 2 ) and HCl was probed using a flow-tube reactor interfaced to a molecular-beam mass-sampling system. A composite method that couples the detailed simulation of the fluid mechanics and chemical reactions occurring in the flow tube to an algorithm for nonlinear least-squares optimization was used to extract the kinetic parameters from the experiment. The rate constant for this gas-phase reaction is k (cm 3 mol -1 s -1 ) ) 4.21 × 10 11 exp… Show more

“…An explanation could be that experimental thermodynamic data on AlN above 930 1C [41] and other compounds such as AlCl 3 .NH 3 [12,42,43] are not available. Furthermore, the existence of a Cl 2 AlNH 2 species which is also not included in these calculations is supposed by ab-initio calculations above 600-700 1C [44] and by analogy with Cl 2 BNH 2 [45,[47][48][49] (coming from direct reaction in gas phase between BCl 3 and NH 3 ) which was measured by HT mass spectrometry measurements in CVD conditions and seems to be a key species in BN deposition process [50,51]. “…Theoretical research found in the literature includes thermodynamic equilibrium calculations for mixtures involving B/F/N/H [1][2][3][4][5], B/Cl/N/H [4,5], and B/N/H [4], as well as limited kinetics studies of the reactions between BCl 3 and NH 3 [6,7]. P. R. P. Barreto developed a kinetic and surface mechanism to explain the growth of boron nitride [8 -11] (private communication, 2000); this mechanism is constantly upgrading, including new reaction and new species.…”

“…Since the rate constant r for the reaction in Eq. (7) has not been reported in the literature, r (m 3 mol À1 s À1 ) ¼ 4.21 Â 10 5 exp(À8.35 kcal mol À1 -s À1 /RT) is used in reference to the data from McDaniel and Allendorf [25] for the following reaction:…”
