Directional light extraction from thin-film resonant cavity light-emitting diodes with a photonic crystal

Abstract: We report directional light extraction from AlGaInP thin-film resonant cavity light emitting diodes (RCLEDs) with shallow photonic crystals (PhCs). Diffraction of guided modes into the light extraction cone enhances the light extraction by a factor of 2.6 compared to unstructured RCLEDs, where the farfields still show higher directionality than Lambertian emitters. The external quantum efficiency is 15.5% to air and 26% with encapsulation, respectively. The PhC-RCLEDs are also more stable to a temperature indu… Show more

“…On the other hand, microcavities only a few wavelengths thick could also be a solution as they only support a few guided modes and some of these modes can be chosen to have optimum properties for diffraction by adjusting the overall thickness and the position of the active layer inside the LED. In the case of AlGaInP-based PhC RCLEDs enhancement factors compared to a flat reference of 2.6 are possible [22]. For the GaAs material system the extraction efficiency of a RCLED with a metallic grating has been calculated as 43% [6].…”

“…1 Approaches based on the photonic crystal ͑PhC͒ have attracted much attention to achieve light extraction enhancement, polarization, and directional patterns from GaN LEDs. [2][3][4] Recently, an AlGaInP filmtransferred ͑FT͒ resonant cavity LED combined with PhC has been reported for enhancing directional light extraction 5 in the red wavelength, as well as GaN PhC FTLEDs in the blue wavelength range for light extraction enhancement. 6,7 Nevertheless, a blue GaN PhC FTLEDs with directional light extraction has not been studied in detail.…”

“…Similarly, the wavevectors of radiation transmitted from the medium with low refractive index will be confined to this cone in the medium of high refractive index. Then one can express, T H L as [10] where φ H denotes the azimuthal angle. The factor, cos θ H in Eq.…”
