Direct Observation of Capacitor Switching Using Planar Electrodes

Abstract: Ferroelectric polarization switching in epitaxial (110) BiFeO3 films is studied using piezoresponse force microscopy of a model in‐plane capacitor structure. The electrode orientation is chosen such that only two active domain variants exist. Studies of the kinetics of domain evolution allows clear visualization of nucleation sites, as well as forward and lateral growth stages of domain formation. It is found that the location of the reverse‐domain nucleation is correlated with the direction of switching in a … Show more

“…The asymmetry in the nucleation site and nucleation bias can be attributed to the built-in electric fields formed by Schottky junctions at the ferroelectric/electrode (semiconductor/metal) interfaces 25,26 , owing to the larger work functions of SRO and tungsten electrodes to the electron affinity of PZT 27,28 . The depletion of holes in p-type PZT near the electrodes (Fig.…”

“…BaTiO 3 , PbTiO 3 , Pb(Zr,Ti)O 3 and BiFeO 3 , exhibit nucleation and growth of new domains with opposite polar vectors upon field reversal [13][14][15][16][17][18]. When they are in polycrystalline form, the ∞m macroscopic symmetry is presumably preserved during polarization reversal.…”

“…These distinct domain structures are established by the heteroepitaxial relationship between (001)-oriented epitaxial BFO thin films on (001) and (110) SrTiO 3 substrates 11,12 ; note that we used the pseudocubic cell notation for rhombohedral BFO thin films. While the (110) BFO shown in Figure 1a maintains a single-domain texture, the (100) BFO shown in Figure 1b exhibits striped domains lying along the o0104 direction with the two variants in the [110] and directions across the 711 or 1091 DWs.…”
