Исследовалось оптическое отражение от периодических структур на основе полупроводниковой матрицы AlGaAs, содержащей двумерные массивы плазмонных нановключений AsSb. Число слоев нановключений составляло 12 и 24, номинальный период расположения слоев -100 или 110 нм соответственно. В экспе-риментальных спектрах коэффициента оптического отражения при нормальном падении нами наблюдалась резонансная брэгговская дифракция с главными пиками на длинах волн 757 и 775 нм (1.64 и 1.60 эВ), в зависимости от пространственного периода наноструктуры. Амплитуды резонансных пиков достигали 22 и 31% при числе слоев 12 и 24, при том что объемная доля нановключений была существенно меньше 1%. В случае наклонного падения света картина брэгговской дифракции смещалась в соответствии с законом Вульфа−Брэгга. Методом матриц переноса выполнено численное моделирование экспериментальных данных с учетом пространственной геометрии структуры и резонансных особенностей плазмонных слоев AsSb. ВведениеРазвитие фотоники связано с разработкой новых ком-позитных метаматериалов, чьи свойства определяются внутренней структурой и взаимодействием света с со-ставляющими их элементами, размеры которых много меньше длины волны света. Метаматериалы могут быть получены путем формирования хаотических или упоря-доченных массивов нановключений различной формы и различного состава, что дает возможность существенно модифицировать диэлектрическую и магнитную прони-цаемости вещества [1,2]. В частности, особый интерес представляет полупроводниковая матрица, содержащая массивы нановключений металлической фазы, благодаря своим уникальным электронным и оптическим свой-ствам, которые можно контролировать путем варьи-рования объемной доли металлической компоненты в процессе роста [3][4][5].В случае, если размеры нановключений и расстояния между ними много меньше длины волны света, оптиче-ские свойства композитной среды можно рассматривать в рамках приближения эффективной среды. В пределе сильно разреженных дисперсий наночастиц, когда их объемная доля мала, вклад каждого нановключения в оптические свойства вещества линеен. Дисперсия эффективной диэлектрической функции метаматериала, ε eff , может быть получена с использованием приближе-ния Максвелла−Гарнетта [6]. При этом в оптических свойствах метаматериала следует ожидать особенно-стей, связанных с поглощением света поверхностными плазмонами в системе металлических нановключений в полупроводниковой среде, при выполнении условиягде ε s и ε m -диэлектрические функции полупроводни-ковой и металлической компонент соответственно.Если расстояние между наночастицами ставится срав-нимым с длиной волны света, проходящего через структуру, приближение эффективной среды становит-ся неприменимым [7]. Suppression of Anderson localization of light in one-dimensional disordered photonic superlattices

The localization properties of electromagnetic modes in one-dimensional disordered photonic superlattices are theoretically studied. The multilayered system is considered to be composed of alternating stacks of two different random-thickness slabs, characterized by nondispersive and/or frequency-dependent electric permittivities and magnetic permeabilities. Results for the localization length are evaluated by using an analytical model for weakly disordered systems as well as its general definition through the transmissivity properties of the heterostructure. Good agreement between both results is observed only for small amplitudes of disorder. The critical frequencies at which the localization length diverges are correctly predicted in the whole frequency spectrum by the analytical model and confirmed via the corresponding numerical calculations. The λ 2 dependence of the localization length, previously observed in disordered heterostructures made of material of positive refractive indexes, are confirmed in the present work. In addition, new λ 4 and λ −4 dependencies of the localization length in positive-negative disordered photonic superlattices are obtained, under certain specific conditions, in the long and short wavelength limits, respectively. The asymptotic behavior of the localization length in these limits is essentially determined by the particular frequency dispersion that characterizes the metamaterial used in the left-handed layers. When the effects of absorption are considered, then a divergence of the localization length is still observed, under some conditions, in the short wavelength limit.

An anomalous positive magnetoresistance is observed in layers of GaAs and GaAs&3b0,,, doped with Ge (p-type conductivity) which is found t o be governed by quantum effects. In the analysis the degeneracy of the valence band is considered and the contribution extracted corresponding t o the total moment, I = 0, of the pair of particles. The wave function phase relaxation time is found. The origin of the magnetoresista,nce which cannot be described by the theoretical expression for I = 0 is discussed. B nneHKax GaAs Theoretical BackgroundThe theory of weak localization with account of strong spin-orbit coupling in cubic p-type semiconductors with fourfold degenerate valence band a t k = 0 has explained qualitatively [ 11 the experimentally observed anomalous positive magnetoresistance (APMR) in such systems and its sign reversal a t removing the degeneracy by, for example, applying strain to a cryst,al [2].The states in the degenerabe va-lence band correspond to the momentum 312 and the momentum projections m = 312, 112, -112, -312. I n accordance with theory [l] the probability of wave function interference in this case may be represented as a sum of four terms corresponding t o the total momentum of a pair of particles I = 0, 1, 2, and 3, and the magnetic field dependence of the conductivity is given by A a ( H ) = -;-Aar=s -Aor=z + Aar,i -f Aar=o .(1)Here the last term is determinated only by the wave function phase relaxation timet, :where D is the diffusion constant, the function f 3 ( x ) has been introduced by Kawabata [3].
