Circuit and application aspects of tunnelling devices in a MOBILE configuration

Abstract: SUMMARYIn this paper, circuit and application aspects of di erent monostable-bistable transition logic elements (MOBILEs) are analysed. By taking advantage of the multi-state behaviour of resonant tunnelling devices (RTD) the logic depth and the circuit complexity per logic function is reduced at the gate level. Both, simulation and measurement results prove correct circuit operation in the gigahertz regime and I-O compatibiliy of the logic voltage levels. The scaling laws of the di erent MOBILEs are compared … Show more

“…Having a closer look on the time signal plot in Figure (b), a comparatively large voltage spike can be noticed during the falling edge of V CLK . Similar spikes can be observed in the simulation and measurement results for a realized prototype of the MOBILE in and . Having only the time signal representation of the dynamical processes in the analyzed circuit, it is almost impossible to explain the occurrence of such parasitic effects.…”

“…The analysis of circuits with series connected resonant tunneling diodes (RTDs) is an essential topic in modern nanoelectronic technology (cf. [1][2][3]). Because RTDs belong to the electronic solid state devices with the highest ever measured operating frequency [4], RTD-based logic circuits can be regarded as possible post CMOS integrated systems [5].…”

“…Thus not only tunneling, but also multi-well resonant tunneling could be demonstrated. Between two metallic contacts resonant tunneling diodes (RTDs) and transistors [52] were built, and many new applications have been explored [53][54][55].…”

“…A Threshold Logic Gate (TLG) is a multiple terminal device that calculates the weighted sum of inputs [8].The MOBILE [9] comprises of RTDs and transistors that are monolithically integrated with in a RTD [12,13]. These devices have the potential of boosting the operating speed [10,11] of the TLG.…”
