Different contact materials along with optimization of the deposition techniques expand the possibilities to obtain high performance room temperature CdTe-based X/γ-ray detectors. The heterostructures with ohmic (MoOx) and Schottky (MoOx, TiOx, TiN, and In) contacts, created by DC reactive magnetron sputtering and vacuum thermal evaporation, as well as In/CdTe/Au diodes with a p-n junction, formed by laser-induced doping, were developed and investigated. Depending on the pre-treatment of the surface of semi-insulating p-CdTe crystals, deposition of a MoOx film formed an ohmic or Schottky contact. Based on the calculations and IV characteristics of the fabricated Mo-MoOx/р-CdTe/MoOx-Mo, In/CdTe/MoOx-Mo, Ti-TiOx/р-CdTe/MoOx-Mo, and Ti-TiN/р-CdTe/MoOx-Mo Schottky-diode detectors, the current transport processes were described in the models of the carrier generation-recombination within the space-charge region (SCR) at low bias voltages, and space-charge limited current at higher voltages, respectively. The energies of generation–recombination centers, density of trapping centers, and carrier lifetimes were determined. A sharp increase in the reverse current in the Mo-MoOx/р-CdTe/MoOx-Mo, Ti-TiOx/р-CdTe/MoOx-Mo, and Ti-TiN/р-CdTe/MoOx-Mo heterostructures at high bias was discussed in frames of the Poole–Frenkel emission model. Nanosecond laser irradiation of the In electrode, pre-deposited on the p-CdTe crystals, resulted in an increase in the voltage range, corresponding to the carrier generation-recombination in the SCR, in the IV characteristics of the In/CdTe/Au diodes. Such In/CdTe/Au p-n junction diodes demonstrated high energy resolutions (7%@59.5 keV, 4%@122 keV, and 1.6%@662 keV).
Представлен комплексный анализ структурных, оптических и электрических свойств тонких пленок Cu 2 SnS 3 p-типа электропроводности, полученных путем нанесения на подложки золь-гель-раствора на основе диметилсульфоксида методом центрифугирования с последующей термообработкой сформированных слоев. Проанализированы режимы формирования пленок с использованием низкотемпературной кратко-временной обработки в открытой атмосфере и конечного отжига в низком вакууме (0.1 Pa). С помощью рентгеновского фазового анализа определены размеры кристаллитов D ∼ 42 nm в поликристаллических пленках. Подтвержден их состав на основе спектров комбинационного рассеяния и данных энергодиспер-сионного рентгеновского анализа. В результате исследований пропускания и поглощения света определена оптическая ширина запрещенной зоны для прямых разрешенных (E ВведениеТройное полупроводниковое соединение Cu 2 SnS 3 (CTS) вызывает интерес в первую очередь в каче-стве материала для фотоактивного поглощающего слоя солнечных элементов. Ширина запрещенной зоны экс-периментально получаемых тонких пленок CTS, отве-чающая прямым оптическим переходам, расположена в приемлемом для фотопреобразователей диапазоне: [11,12]. Среди невакуумных методов, которые открывают пер-спективы изготовления недорогих солнечных элементов, создание тонких пленок CTS с использованием золь-гель-растворов позволяет получить образцы с наиболее стабильными и воспроизводимыми электрофизически-ми и оптическими свойствами. Для тонкопленочных фотопреобразователей с фотоактивным слоем CTS, из-готовленным с использованием золь-гель-технологии, достигнуто значение эффективности η = 2.1% [10]. Золь-гель-метод включает в себя процессы изготовления золь-гель-раствора, его нанесение на подложки и тер-мообработку полученных слоев. Состав, качество и свойства золь-гель-раствора оказывают определяющее влияние на свойства получаемых пленок Cu 2 SnS 3 . Для его изготовления используются соли меди, олова и тиомочевина (NH 2 ) 2 CS, которые растворяются преиму-щественно в 2-метоксиэтаноле [8], метаноле [9] или ди-этаноламине [13]. Несмотря на успешное создание сол-нечных элементов (η = 8%), на кестеритах Cu 2 ZnSnS 4 из золь-гель-растворов на основе диметилсульфоксида (ДМСО) [14], в литературе отсутствуют данные о применении ДМСО для изготовления пленок Cu 2 SnS 3 . К преимуществам растворителя ДМСО в золь-гель-технологии относятся высокая растворимость солей ме-таллов, низкая вязкость золь-гель-растворов, стабиль-ность свойств при комнатных температурах, а также нетоксичность в сравнении с 2-метоксиэтанолом и мета-783
Due to the physical properties of MoN and ITO thin films, it was decided to create MoN/p-CdTe and MoN/n-CdTe heterostructures and investigate their electrical and photoelectric properties. The method of reactive magnetron sputtering was used to create thin MoN and ITO films on single crystal CdTe substrates with different conductivity types. To manufacture test heterostructures, the following CdTe crystal substrates were used: 1) p-type conductivity, grown by Bridgman technique at low cadmium vapor pressures; 2) n-type conductivity, grown by Bridgman technique at high cadmium vapor pressures. During the deposition process, the argon pressure in the vacuum chamber was 0.4 Pa. The power of the magnetron was 30 W, the sputtering process continued 5 min at a substrate temperature of 150°C. I-V characteristics of the heterostructures at different temperatures were measured, the height of the potential barrier, the values of the series and shunt resistance were determined. Electrical and photoelectric properties of the heterostructures were studied, and the dominant mechanisms of current transfer at forward displacements was established. The tunnel-recombination mechanism was found to be the dominant mechanism of current transfer in the MoN/p-CdTe and MoN/n-CdTe heterostructures. It was shown that the photoelectric parameters for the MoN/p-CdTe heterostructure are higher than those for MoN/n-CdTe. MoN/p-CdTe heterojunctions have the following photoelectric parameters: open-circuit voltage Voc = 0.4 V, short-circuit current Isc = 24.6 mA/cm2 at an illumination intensity of 80 mW/cm2. This makes them a promising material for the manufacture of detectors of various radiation types.
