A method is proposed for the formation of three-dimensional quantum-dimensional InGaP (As) islands, which consists of replacing phosphorus with arsenic in an InGaP layer deposited on GaAs directly during epitaxial growth. It was shown that when phosphorus is replaced by arsenic in a thin InGaP layer, three-dimensional islands are formed that emit in the spectral range of ~ 1 μm at room temperature. The estimated island density was 1.3 · 1010 cm^-2.
