На основе модели Роуза-Фаулера-Вайсберга исследована радиационная проводимость нанокомпозита с включением сферических наночастиц в зависимости от интенсивности и времени воздействия гамма-излучения, концентрации и размера включений. Найден энергетический спектр локализованных состояний, обусловленных включением наночастиц. Исследования проведены для нанокомпозитов полиметилметакри-лат (PMMA) с включением наночастиц CdS и α-Al 2 O 3 и с включением наночастиц SrO. DOI: 10.21883/JTF.2018.06.46018.2235 Введение Нанокомпозиты -материалы, полученные путем внедрения наночастиц в некоторый матричный мате-риал. В качестве матрицы используют полупроводни-ковые или диэлектрические материалы, в том числе и полимеры, которые позволяют сохранить оптические свойства наночастиц, защищая их от химического воз-действия окружения. На основе таких нанокомпозитов (PMMA + CdS или CdSe) создают новые типы фото-гальванических приборов, различные оптоэлектронные устройства, методы и средства идентификации и марки-ровки, а также элементы для перспективных сенсорных и телекоммуникационных систем [1,2]. Важно учесть возможность использования данных приборов в усло-виях повышенной радиации, например в космонавтике или ядерной энергетике. Поэтому исследование радиа-ционной устойчивости данных нанокомпозитов весьма актуально [3].Свойства полупроводников и диэлектриков в отноше-нии удержания и переноса зарядов наиболее полно опи-сываются в рамках феноменологической модели Роуза-Фаулера-Вайсберга (РФВ) [4][5][6]. Как следует из этих работ, данная модель наилучшим образом описывает круг явлений, связанных с радиационной электропровод-ностью диэлектрических материалов.Существующие аналитические и численные реше-ния [7-14] получены для вариантов модели, в которых спектр локализованных состояний (ловушек) в запре-щенной зоне содержит лишь одно или два состояния, либо ловушки распределены по экспоненциальному за-кону.Нанокомпозиционные материалы характеризуются на-личием в запрещенной зоне дополнительных центров локализации, спектр которых определяется материалом, размером и формой включений. Необходимость описа-ния электрофизических свойств нанокомпозитов требует разработки метода решения системы уравнений РФВ для произвольного спектра локализованных состояний в за-прещенной зоне. Локализованные состоянияИзвестно, что диэлектрические или полупроводни-ковые материалы имеют собственные локализованные состояния, обусловленные различными структурными дефектами [7]. Это могут быть нарушения ближнего или дальнего порядка, растянутые химические связи, раз-личные инородные (на молекулярном уровне) примеси, которые приводят к изменению химического строения матрицы. Свойства локализованных состояний хорошо изучены для многих полимеров. We simulated the population of localized states in nanocomposite materials using Rouse-Fowler model. The following radiation effects were considered: prolonged irradiation (over 3 s) with the low absorbed dose rate (0,002 W/kg) and pulsed irradiation (100 ns) with the high absorbed dose rate (over 105 W/kg) of ionizing radiation. We investigated the role of localized states in electrical conductive properties of nanocomposite materials on the example of nanocomposite materials with hole conductivity (polymathimethacrilate (PMMA) + CdS) and electron conductivity (α-Al 2 O 3 +SrO), as well as in pure PMMA and α-Al 2 O 3 . Our results indicate that the small traps influence the speed of relaxation to the equilibrium radiation induced electrical conductivity, while the deep traps, the depth of which is much greater than kT, have an impact on the sensitivity to an absorbed dose of ionizing radiation. Moreover, pure PMMA and nanocomposite materials based on it are unsuitable for dosimetry due to a large share of the small traps in the spectrum of intrinsic localized states. On the contrary, aluminum oxide is an almost perfect material for the accumulation of the information about the ionizing radiation, since its spectrum of localized states includes only deep traps. On the whole, the most interesting materials from the dosimetry viewpoint are nanocomposites based on aluminum oxide, where the concentration of impurity centers does not exceed the concentration of intrinsic states, and the nanoparticle radius is no more than 2 nm in case of small share of the small traps in impurity spectrum.
