Electrical conductivity, thermoelectric power and Hall coefficient of p-FeSi, doped with cobalt (n-type) or aluminium (p-type) are measured between 100 and 1200 "K. The conductivity of n-FeSi, follows an exponential dependence on temperature. The temperature dependence of the thermoelectric power cannot be interpreted on the basis of conduction in a band. With the assumption that conduction in n-FeSi, is caused by small polarons, the mobility at room temperature is found to be pn = 0.26 cm2/Vs. The activation energy of the mobility is 0.06 eV, the density of states N = 1.2 x 10e2The electrical properties of pFeSi, can be interpreted using the band model with a hole mobility ,up w 2 cm2/Vs, which varies as T-112 in the region of extrinsic conduction. From intrinsic conduction a band gap of 0.9 to 1.0 eV is deduced. The disappearance of the thermoelectric power a t high temperature is related to the semiconductor-to-metal transition a t 1200 OK.An P-FeS&-Proben mit Co-Dotierung (n-Typ) oder Al-Dotierung (p-Typ) wurden elektrische Leitfiihigkeit, Thermokraft und Hallkonstante zwischen 100 und 1200 O K gemessen. Die Leitfihigkeit der n-leitenden Proben steigt exponentiell mit der Temperatur. Die Temperaturabhingigkeit der Thermokraft ist im Rahmen des Biindermodells schwer verstiindlich, jedoch mit der Annahme, da0 die Leitfiihigkeit in n-FeSi, von kleinen Polaronen getragen wird, ergibt sich fur die Beweglichkeit bei 300 "K der Wert pn = 0,26 cm2/Vs. Die Aktivierungsenergie der Beweglichkeit betriigt 0,06 eV, die Zustandsdichte N = = 1,2 x 1022 em-*. Die elektrischen Eigenschaften von p-FeSi, konnen durch Annahme eines Valenzbandes mit einer Locherbeweglichkeit von ,up m 2 cm2/Vs gedeutet werden. pp ist proportional T -112 im Storleitungsgebiet. Aus der Eigenleitfiihigkeit ergibt sich, daO der Bandabstand zwischen 0,9 und 1,0 eV liegt. Das Verschwinden der Thermokraft bei hohen Temperaturen hiingt mit dem Halbleiter-Metall-ubergang bei 1200 OK zusammen.
Ziel dieser Arbeit war die Auffindung, Herstellung und Erprobung von p-und n-halbleitendem thermoelektrischem Material von maximaler Leistung nach neuen theoretischen Gesichtspunkten.Die Untersuchungen erstreckten sich auf die intermetallische Verbindung BioTe3 sowie die Mischkristalle Bi2-^Sbi-Te3 und Bi2Tea _ xSe^ , die nach dem BmDGMAN-Verfahren ("Normal Freezing") hergestellt waren. Der bekannte Mangel an gutem n-leitendem Material konnte durch Invertierung von BioTe3 in den n-Typus behoben werden. Solches geeignet dotiertes n-Bi2Te3 zeigte sogar bessere thermoelektrische Eigenschaften als Bi2Te3_xSea;. Beim p-Typus dagegen konnte durch Ubergang von Bi2Te3 zu Bi2-zSb.);Te3 eine wesentliche Verbesserung erzielt werden. Optimal war die Zusammensetzung Bio,6Sbi,4Te3, die in Kombination mit dem erwähnten n-Bi2Tes die Effektivität z = 2,l , 10~" 3 Grad -1 erreichte, äquivalent einer maximalen PELTiER-Abkühlung um 80°.Audi auf pulvermetallurgischem Wege wurden verschiedene Präparate hergestellt und die Ände-rungen der Eigenschaften hierbei studiert. Bemerkenswert war die Verminderung der Gitterwärme-leitfähigkeit, die allerdings durch eine Abnahme der Beweglichkeit kompensiert wird. Uberraschend war ferner die Verminderung der Defektelektronenkonzentration, die bei schwach p-leitendem Material sogar zu Invertierung führte.Die praktische Erprobung der Thermoelemente erfolgte durch die Messung der maximalen PELTIERKühlung im Hochvakuum. Hierbei konnten durch Ultraschall-Lösung der kalten Lötstellen deren Kontaktwiderstände derartig vermindert werden, daß praktisch die volle berechnete kritische Abküh-lung erzielt werden konnte. Auf diese Weise wurde erstmals die aus den physikalischen Daten der entwickelten Werkstoffe berechnete kritische Abkühlung um 80° erreicht.
The compound FeSi exhibits a semiconductor-to-metal transition near 1200 OK.
2In a previous paper (1) we have described the transport properties of the semiconducting low temperature phase (4-FeSiz). The metallic high-temperature phase (oc-FeSi2) can be obtained in a metastable state by rapid cooling. The conductivity 6'-2000 Q'lcm-l does not change between 4 and 1400 OK. We ascribe this behaviour to the high concentration of iron vacancies (about 10 to 20% of the Fe atoms) in oc-FeSi2, which does not exist in stoichiometric composition (2, 3). In order to study the nature of the phase transition we made measurements of the electrical conductivity near the transition temperature. Figs. 1 and 2 show the conductivity of stoichiometric and of F&i2 with excess silicon (51.3-i) vs.temperature. At low tempbratures the increase in conductivity is linear on the plot
