The proper design of the multi-junction solar cell (MJSC) requires the optimisation search through the vast parameter space, with parameters for the proper operation quite often being constrained, like the current matching throughout the cell. Due to high complexity number of MJSC device parameters might be huge, which makes it a demanding task for the most of the optimising strategies based on gradient algorithm. One way to overcome those difficulties is to employ the global optimisation algorithms based on the stochastic search. We present the procedure for the design of MJSC based on the heuristic method, the genetic algorithm, taking into account physical parameters of the solar cell as well as various relevant radiative and non-radiative losses. In the presented model, the number of optimising parameters is 5M + 1 for a series constrained M-junctions solar cell. Diffusion dark current, radiative and Auger recombinations are taken into account with actual ASTM G173-03 Global tilted solar spectra, while the absorption properties of individual SCs were calculated using the multi band k • p Hamiltonian. We predicted the efficiencies in case of M = 4 to be 50.8% and 55.2% when all losses are taken into account and with only radiative recombination, respectively.

Konverzija frekvencije u а-GaN/AlGaN Bragovski konfiniranim strukturama za primene kod solarnih ćelija na bazi GaAs SLOBODAN UVODKlimatske promene sve ozbiljnije utiču na ljudski živote, čemu je doprinela potrošnja ogromnih količina energije koja se pretežno dobija iz fosilnih goriva. Pored zagañenja životne sredine, veliki problem predstavlja i činjenica da je količina fosilnih goriva ograničena. Zato se sve više okrećemo obnovljivim izvorima energije, u koje spada i solarna energija, koja je možda i najpopularnija poslednjih godina. U prilog tome govori činjenica da u poslednjih desetak godina proizvodnja solarne energije raste oko 40% godišnje [1]. Kapaciteti su dostigli čak 93 GW, od čega 28 GW samo u Nemačkoj. U bliskoj budućnosti će biti otvoreno nekoliko solarnih elektrana snage preko 100 MW. Samo 2012. godine solarne elektrane su proizvele 93 TWh, što čini 0.41% ukupne svetske proizvodnje [1]. Razlozi zašto ovaj procenat nije veći su brojni, a jedan od njih predstavlja i niska efikasnost solarnih ćelija (SĆ). SĆ funkcionišu tako što apsorbuju odreñeni procenat fotona koji stižu sa Sunca i generišu slobodne elektrone čiji usmereni tok daje električnu struju. Optimalna apsorpcija fotona odvija se ukoliko je njihova energija jednaka energetskom procepu (E g ) materijala od kog je SĆ napravljena. Fotoni koji imaju energiju veću od E g budu asorbovani ali se višak energije u odnosu na veličinu energetskog procepa pretvara u toplotu. Fotoni energije manje od E g ne mogu biti apsorbovani a čine oko 50% intenziteta Sunčevog zračenja. S obzirom da je ovo veliki procenat energije, potrebno je naći način da se i ovi fotoni iskoriste.Nelinearni optički efekti drugog reda, opisani pomoću odgovarajuće susceptibilnosti, omogućavaju nam da ,,saberemo" dva fotona niskih energija i generišemo jedan foton čija energija je jednaka njihovom zbiru. Opisani efekat se zove konverzija na gore [2]-[5], a struktura pomoću koje se može ostvariti je konvertor frekvencije. U ovom radu razmatraćemo konvertorsku strukturu na bazi poluprovodničkog materijala, koja se sastoji iz slojeva koji formiraju superrešetku perturbovanu asimetričnom kvantnom jamom (KJ), tj. Bragovski konfiniranu strukturu [6], S. ČIČIĆ i dr.TEHNIKA -NOVI MATERIJALI 23 (2014) 3 378 slika 1. Konvertor se postavlja izmeñu SĆ i sloja sa maksimalnom refleksijom u željenom delu spektra. Na taj način, fotone za koje je SĆ bila transparentna, konvertorska struktura će transformisati u fotone optimalne energije za datu SĆ, oni će zatim naići na reflektujući sloj, koji će ih vratiti u SĆ radi apsorbovanja. Do potrebnog nelinearnog efekta dolazi tako što elektron na osnovnom nivou u KJ apsorbuje energiju jednog fotona i prelazi na viši (drugi) nivo. Elektron na drugom nivou apsorbuje energiju dodatnog fotona i prelazi na treći nivo. Sa trećeg nivoa se vrši prelaz na osnovni nivo, pri čemu dolazi do emisije novog fotona energije jednake zbiru dva prêt-hodno apsorbovana fotona.Parametre ovakve strukture (dimenzije i sastav slojeva) treba optimizovati tako da energija prelaz...
