Single event radiation failures in foreign 4H-SiC Schottky Diodes with operating voltage from 600 V to 1700 V were experimentally studied. Safe operating area was determined using the effect of a single event burnout caused by outer space heavy charged particles. Results were compared with similar data for silicon power Schottky diodes.
