A study has been made of the distribution of resistivity, concentration, and mobility of majority charge carriers, lifetime of minority charge carriers, and microhardness along Si wafer areas of more than 60 mm diameter grown in [lo01 direction doped wit,h As to 50 and 150 Rcm resistivity. Metallographic, X-ray, and electron microscopic investigations of both dislocation and dislocation-free ingots indicate high structural perfection. The influence is analysed of thermal treatment from 900 to 1300 "C on the stability of electrical and structural parameters of silicon and the concentration change of electrically inactive oxygen and carbon.Es wird die Verteilung des Widerstands, der Konzentration und Beweglichkeit der Majoritiitsladungstriiger, der Lebensdauer der Minoritatsladungstriger und der Mikroharte iiber der Fliiche eines Si-Wafers von mehr als 60 mm Durchmesser untersucht, der in [loo]-Richtung gewachsen und mit As zu 60 und 150 Rcm Widerstand dotiert ist. Die metallographischen, rontgenographischen und elektronenmikroskopischen Untersuchungen von Proben sowohl mit als auch ohne Versetzungen zeigen eine hohe strukturelle Perfektion. Weiterhin werden der EinfluB einer thermischen Behandlung von 900 bis 1300 "C auf die Stabilitiit der elektrischen und strukturellen Parameter von Silizium sowie die Konzentrationsinderung von elektrisch inaktivem Sauerstoff und Kohlenstoff analysiert.
