A boron doped surface layer of the thickness 0.3 pm in silicon was irradiated a t temperatures between GOO to 1100 "C by ions of N+ (40 keV), Ar+ (135 keV), and Xe+ (135 keV). The determined boron and carrier profiles show a radiation enhanced dopant redistribution. The diffusion enhancement is more effective for the lighter ions and for higher irradiation temperature. This is explained by a lower probability for trapping of mobile point defects a t extended, stable lattice defects. The comparison of carrier and dopant profiles shows the formation of non mobile, electrically inactive species of boron a t not too high temperatures by interaction with lattice defects. A characteristic double peak structure is observed a t higher irradiation temperature. It is explained by special features of the diffusion of boron in form of non stable boron-defect pairs. Boron corresponding to these peaks is on regular lattice sites and electrically active. Eine bordotierte Oberflachenschicht in Silizium wurde bei Temperaturen im Bereich von GOO bis 1100 "C mit N+ (40 keV)-, Arf (135 keV)-und Xe+ (135 keV)-Ionen bestrahlt. Die Dotanten-und Ladungstragerprofile zeigen eine strahlungsbeschleunigte Umverteilung von Bor, die sich urn so starker auswirkt, je geringer die Ioncnmasse und je hoher die Bestrahlungstemperatur ist. Dies wird durch eine abnehmende Wahrscheinlichkeit fiir den Einfang beweglicher Punktdefekte an ausgedehnten, stabilen Gitterdefekten erklart. Der Vergleich von Ladungstrager-und Dotantenprofilen nach Bestrahlung bei nicht zu hohen Temperaturen zeigt die Bildung elektrisch inaktiver unbeweglicher Formen von Bor durch dessen Wechselwirkung mit Gitterdefekten. Eine charakteristische Doppelpeakstruktur wird bei hoheren Bestrahlungstemperaturen beobachtet. Sie wird durch Besonderheiten der Bordiffusion in Form von nichtstabilen Bor-Defekt-Paaren erklart. Bor im Bereich dieser Peaks befindet sich auf regularen Gitterplltzen und ist elektrisch aktiv.
