The atomic layer deposition of high-k dielectrics on III-V materials envisioned for advanced CMOS is studied using in-situ monochromatic XPS. The impact of the control of the interfacial oxidation states is discussed, as well as the effect of the oxidation chemistry employed. We find that the control of the oxidation states is essential for useful device performance.
