Des échantillons de silicium dopé au bore (11B) par implantation à haute énergie (1 MeV) à différentes doses (1013 à 1015 ions.cm-2) et températures d'implantations (77 °K à 450 °C) ont été analysés à différentes températures de recuit par mesures d'effet Hall en fonction de la température. De la recherche du meilleur accord entre valeurs expérimentales et calculées de Nseff (concentration effective de porteurs par carré) et µeff (mobilité effective) aux différents stades de la guérison du silicium, il en résulte que : 1) L'énergie d'activation des porteurs libres semble être, aux faibles températures de recuit, supérieure à celle couramment admise pour le bore dans le silicium (0,045 eV). 2) Selon la température de recuit, 2 types de défauts se manifestent : – Une première espèce est constituée de centres de compensation, situés plus près de la surface que les ions implantés, et qui disparaissent progressivement jusqu'à une température de recuit de 550 °C. – Au voisinage de cette température, une deuxième espèce apparaît, qui semble être constituée d'atomes de bore quittant une position électriquement active pour agir comme des centres neutres de diffusion des porteurs
