При малых дозах облучения (ионами He + до Φ ≤ 5⋅10 20 ион/м 2 и ионами Ar + до Φ ≤ 1,3⋅10 18 ион/м 2) толщина силицидных фаз на межфазных границах раздела Mo-на-Si и Si-на-Mo увеличивается одинаково и линейно с дозой облучения. Средний атомный состав аморфных перемешанных зон соответствует сплаву состава MoSi 8,2 и MoSi 3,9 при облучении ионами He + и Ar + соответственно. При увеличении дозы облучения наблюдается уменьшение плотности аморфных перемешанных зон. На температурной зависимости ионно-лучевого перемешивания многослойных структур Mo/Si, облученных ионами He + , наблюдаются два участка: 1-слабой зависимости (T обл ≤ 260°C), 2-сильной зависимости (T обл > 260°C) от температуры облучения. Энергии активации ионно-лучевого перемешивания для указанных участков составляют Q 1 ≈ 0,02 эВ и Q 2 ≈ 0,5 эВ соответственно. Особенности ионно-лучевого перемешивания объясняются на основе перемешивания в субкаскадах столкновений.
