Frank's theory describes that a screw dislocation will produce a pit on the surface, and has been evidenced in many material systems including GaN. However, the size of the pit calculated from the theory deviates significantly from experimental result. Through a careful observation of the variations of surface pits and local surface morphology with growing temperature and V/III ratio for c-plane GaN, we believe that Frank's model is valid only in a small local surface area where thermodynamic equilibrium state can be assumed to stay the same. If the kinetic process is too vigorous or too slow to reach a balance, the local equilibrium range will be too small for the center and edge of the screw dislocation spiral to be kept in the same equilibrium state. When the curvature at the center of the dislocation core reaches the critical value 1/r 0 , at the edge of the spiral, the accelerating rate of the curvature may not fall to zero, so the pit cannot reach a stationary shape and will keep enlarging under the control of minimization of surface energy to result in a large-sized surface pit.
We demonstrate the first semiconductor mode-locked lasers for ultrashort pulse generation at the 760 nm waveband. Multi-section laser diodes based on an AlGaAs multi-quantum-well structure were passively mode-locked, resulting in the generation of pulses at around 766 nm, with pulse durations down to ~4 ps, at pulse repetition rates of 19.4 GHz or 23.2 GHz (with different laser cavity lengths of 1.8 mm and 1.5 mm, respectively). The influence of the bias conditions on the mode-locking characteristics was investigated for these new lasers, revealing trends which can be ascribed to the interplay of dynamical processes in the saturable absorber and gain sections. It was also found that the front facet reflectivity played a key role in the stability of mode-locking and the occurrence of self-pulsations. These lasers hold significant promise as light sources for multi-photon biomedical imaging, as well as in other applications such as frequency conversion into the ultraviolet and radio-over-fibre communications.
InGaAs/GaAs multiple quantum well (MQW)-depleted optical thyristor lasers operating at 1.06 μm with a waveguide-type PiNiN structure is presented for the first time. The optical thyristor lasers clearly show nonlinear S-shaped current-voltage and lasing characteristics. The measured switching voltage and current are 5 V and 1 mA, respectively. The holding voltage and current are 2.6 V and 3.6 mA, respectively. A relatively high output light power of 30 mW per facet at room temperature is achieved. The lasing wavelength is 1.055 μm at a bias current of 80 mA at 25 °C.
Droughts, considered one of the most dangerous and costly water cycle expressions, always occurs over a certain region, lasting several weeks or months, and involving multiple variables. In this work, a multivariate approach was used for the statistical characterization of hydrological droughts in Shaying River Basin with data from 1959–2008. The standard runoff index (SRI) and the run theory were employed to defined hydrological drought character variables (duration, severity, and intensity peak). Then, a multivariate joint probability analysis with four symmetric and corresponding asymmetric Archimedean Copulas was presented; and the multivariate frequency analysis with the joint return periods (Tand and Tor) were estimated. The results showed that the hydrological droughts have a severity of 4.79 and 5.09, and the drought intensity peak is of 1.35 and 1.50 in Zhoukou station and Luohe station, respectively; the rank correlation coefficients τ are more than 0.5, which means multivariate copulas can effectively describe the joint frequency distributions among multivariate variables. Drought risk shows a spatial variation: the downstream observed at Zhoukou station is characterized by a higher multivariate drought risk. In general, multivariate copulas provide a reliable method when constructing a comprehensive drought index and evaluating multivariate drought characteristics. Thus, this paper can provide useful indications for the multi-dimensional droughts’ risks assessment in Shaying River Basin.
