Several types of microstructural changes in microelectronic solder materials are briefly discussed, namely the formation of intermetallics, Kirkendall voiding, spinodal decomposition, and coarsening. Moreover, a theoretical framework, based on the entropy principle, is developed by means of which constitutive equations can be derived that are necessary to understand and simulate such processes. The resulting equations are specialized to binary alloys and then investigated numerically. Finally, simulations of spinodal decomposition and coarsening are performed for the eutectic solder AgCu. The theoretical predictions are compared with experiments.
During use the microstructure of solders will change over time. To enable us to determine the lifetime and reliability of these materials, a theory to predict such changes is needed. In this paper two kinds of changes are considered: The forming of intermetallic compounds due to chemical reactions of two components and spinodal decomposition of a binary alloy followed by coarsening. A theoretical approach is presented and evaluated numerically. At previous GAMM-meetings the first two authors reported on the spinodal decomposition and coarsening in leadcontaining as well as lead-free solders. They derived an extended diffusion equation for the corresponding computer modelling on the basis of a multi-component theory of mixtures. Consequently, they performed numerical studies that are capable of predicting quantitatively the development of SnPb and AgCu microstructures. Knowing this development is quite important from a technological point-of-view in order to quantify the current joining capability of the solder material ("Resteigenschaften"). On the basis of these results this paper now attempts to predict the corresponding change of the materials properties, in particular of the elastic constants. This is done by means of a homogenization technique developed by the last two authors. In this paper we will briefly summarize the results related to the extended diffusion equation, present numerical simulations of the coarsening process, outline the theory underlying the homogenization and, finally, show how the material properties behave over time. Wherever possible, alternative analytical solutions for the homogenized constants are also presented (e.g., by laminate theory).
In der Mikroelektronik spielen die Gruppe der Lotwerkstoffe eine wichtige Rolle. Sie stellen zwischen einzelnen Komponenten, wie beispielsweise Chip und Platine, nicht nur die elektronische, sondern auch die mechanische Verbindung her. Ihre Stabilität ist deshalb zur Lebensdauervorhersage mikroelektronischer Bauteile von besonderer Bedeutung. Die unterschiedlichen verwendeten Legierungen weisen dabei eine gemeinsame Charakteristik in ihrem Alterungsprozess auf. Die Mikrostruktur ändert sich aufgrund von Entmischung und nachfolgender Vergröberung. Da die eingesetzten Materialmengen meist sehr gering sind, ist eine Änderung der Mikrostruktur bei der Zuverlässigkeitsvorhersage nicht zu vernachlässigen. Von besonderem Interesse ist deshalb, die unterschiedlichen Größenskalen zu berücksichtigen, insbesondere wie sich die mikrostrukturelle Änderung auf die makroskopischen Materialparameter auswirkt. Da eine exakte Simulation der sich zeitlich ändernden Strukturen zu großen Problemen bei Netzerstellung und Modellierung führt, wird eine Homogenisierung der benötigten Materialeigenschaften durchgeführt. Die so erhaltenen effektiven Materialparameter sollen das reale Werkstoffverhalten möglichst genau wiedergeben und so einfache Simulationen zur Festigkeitsanalyse ermöglichen. Zunächst wird eine Methode vorgestellt, aufgrund äquivalenter Formänderungsenergie die elastischen Konstanten eines komplett anisotropen Lotwerkstoffes zu bestimmen. Dabei kommen finite Elemente, gekoppelt mit einem Generator unterschiedlich entmischter Strukturen zum Einsatz. Von besonderem Interesse ist dabei die zeitliche Entwicklung der homogenen Materialparameter. Weiterhin wird ein Ausblick gegeben, wie die Homogenisierung plastischer und viskoser Materialparameter durchgeführt werden kann. Insbesondere wird darauf eingegangen, welche Parameter zur Zuverlässigkeitsanalyse heterogener Lotwerkstoffe besonders relevant sind.
